Opis:
Photo- and contactless electroreflectance spectroscopies were applied to study optical properties and electronic structure of GaAs/AlAs superlattice systems with embedded InAs quantum dots. The observed interband transitions related to the quantum dot ground and excited states, as well as optical transitions in the combined system formed by the InAs wetting layer and GaAs/AlAs superlattice are discussed.

Opis:
A two-photon process leading to coherent transitions between the two circularly polarized exciton states in a quantum dot is studied. It is shown that optical flipping of the exciton polarization is possible with picosecond laser pulses. The process is closely related to two-photon Rabi oscillations of a biexciton but it is much more stable against shifts of the laser frequency.

Opis:
InAs quantum dots grown on GaAs substrate were investigated by optical spectroscopy. We particularly emphasized on the photoluminescence intensity, the stability of the photoluminescence intensity versus temperatures and wavelength of the InAs dot emission at various thermal treatments and different structures. We found that hydrogen can strongly passivate nonradiative centers without causing any structure degradation, and both n- and p-type modulation doping can reduce the decrease in the photoluminescence intensity when the sample temperature increases from the helium temperature to room temperature. The emission wavelength and the efficiency of the InAs quantum dots can also be manipulated by choosing proper materials of cap layer.

We analyze the photoluminescence of excitonic complexes containing p-shell electron in the magnetic field in the Faraday configuration. We demonstrate that despite the p-shell electron is not involved directly in the recombination process, its g-factor influences the emission spectrum. We found that in the case of CdTe/ZnTe quantum dots the p-shell electron is significantly less affected by the magnetic field than s-shell electron in the same dot.

We study theoretically the nonlinear four-wave mixing response of an ensemble of coupled pairs of quantum dots (quantum dot molecules). We discuss the shape of the echo signal depending on the parameters of the ensemble: the statistics of transition energies and the degree of size correlations between the dots forming the molecules.

Opis:
Microphotoluminescence of low-density GaN/Al$\text{}_{x}$Ga$\text{}_{1-x}$N quantum dots grown by metal-organic vapor phase epitaxy using in situ etching of AlGaN is presented. The detailed analysis of the emission from these structures enables the observation of pairs of lines separated by the energy up to 3 meV. They behave in a different way under different excitation power that suggests that this doublet structure can be associated with the exciton and trion (or biexciton recombination). It is observed that for different quantum dots the energy of the charged exciton complex emission could be higher or lower than the neutral exciton one. It is discussed in terms of a competition between attractive e-h and repulsive e-e (h-h) Coulomb interaction that occurs because of the existence of the built-in electric field that separates electrons and holes in the dot.

We present studies of resonant excitation of self-assembled CdTe/ZnTe quantum dots. Photoluminescence excitation measurements revealed existence of sharp resonances, common for photoluminescence lines attributed to different quantum dot charge states. We conclude from the ensemble of photoluminescence and photoluminescence excitation results that we observe energy transfer in coupled quantum dot pairs.

Opis:
We study experimentally and theoretically excitonic recombination processes in CdTe/ZnTe quantum dots. The single quantum dot photoluminescence spectrum was observed and emission lines from X, X$\text{}^{-}$, X$\text{}^{+}$ and 2X excitonic states were identified. Experimental results were analysed in the theoretical model based on the effective mass approximation. Numerical calculations of energy positions and recombination probabilities of X, X$\text{}^{-}$, X$\text{}^{+}$ and 2X were performed. Computed results reproduce correctly the order and relative positions of emission lines and ratios of radiative lifetimes.

Opis:
Microphotoluminescence of low-density GaN/Al$\text{}_{x}$Ga$\text{}_{1-x}$N quantum dots grown by metal-organic vapor phase epitaxy using in situ etching of AlGaN is presented. The narrow lines in the microphotoluminescence spectra due to the single quantum dots are observed. Both energy and intensity of these lines show temporal fluctuations. Statistical analysis based on the correlation matrix allowed us to identify objects, which are affected by photo-induced electric field fluctuations. Relations between emission lines participating in the spectrum are discussed.

Photoluminescence measurements on CdTe/ZeTe self-assembled quantum dot samples with different cap thickness values (18-110nm) were performed at 1.8 K at varying excitation levels. The shape of macrophotoluminescence spectra did not altered notably with the excitation power. The spectra exhibited interference fringes related to the total barrier thickness. Simulation of the fringes confirmed the barrier thickness determined during the growth. The minimal amplitude of the fringes was observed for the cap thickness corresponding approximately to a quarter of the emission wavelength in the barrier material. Maximum emission intensity occurred for the largest thickness of the cap, i.e., 110 nm. We attribute this result to the influence of the surface recombination centers.

Opis:
Time evolution of the microphotoluminescence from low-density GaN/$Al_{x}Ga_{1-x}N$ quantum dots grown by metal organic chemical vapor deposition using in situ etching of AlGaN is presented. The observed effect is related to the energy changes that begin immediately after sample illumination with the exciting laser light and saturate after some time. Typically, the luminescence energy decreases and the change is exponential with characteristic times in a range between several dozen and several hundred seconds. However, sometimes we observed the energy increase with characteristic times in a range between several and a few hundred seconds. The obtained results are discussed in terms of the metastable change of the electric field, induced by spontaneous polarization present in GaN/AlGaN structure (in the growth direction), and strain- or defect-induced changes of the electric field in the vicinity of the dot.

Opis:
Optical anisotropy of neutral excitons in GaAlAs/AlAs quantum dots is investigated. Low-temperature polarization-sensitive photoluminescence measurements of single quantum dots are performed. It is found that neutral excitons (X) in the quantum dots exhibit a fine structure splitting. The fine structure splitting ranges from 10 μeV to 100 μeV and correlates with the X energy. The polarization axis of the fine structure splitting is well oriented along [110] crystallographic direction of a substrate. The orientation is attributed to the elongation of GaAlAs/AlAs quantum dots in the [110] direction of the substrate.

Opis:
Results of experimental study of multiexcitonic emission related to the p-shell of single self-assembled InAs/GaAs quantum dots are presented. Optical properties of a first emission line to appear from the p-shell of a strongly excited quantum dots are investigated using low-temperature polarization-sensitive micro-photoluminescence measurements. The emission line is attributed to the recombination of a complex of three electrons and holes confined in a dot (neutral triexciton), 3X. It is found that the emission consists of two linearly polarized components and the fine structure splitting is larger than the respective splitting of a neutral exciton. The optical anisotropy of the 3X emission is related to the anisotropy of the quantum dot localizing potential. The axis of the 3X optical anisotropy changes from dot to dot covering broad range within ± 50 degrees with respect to the axis defined by the optical anisotropy of a neutral exciton (X). Possible origin of the deviation is discussed.

Opis:
Statistical properties of neutral excitons, biexcitons and trions confined to natural quantum dots formed in the InAs/GaAs wetting layer are reported. The correlation of the trion binding energy and the biexciton binding energy was found. Magnetospectroscopic measurements of the excitons revealed also the correlation of excitonic effective $g^\ast $ factor of an exciton with the biexciton binding energy. The qualitative picture of the effect of quantum confinement on the observed correlations is presented.

In this work we present a statistical study of resonantly excited luminescence of coupled CdTe/ZnTe quantum dots studied by photoluminescence excitation measurements. We investigate the probability of resonance occurrence as a function of resonant energy. We come to the conclusion that the distribution of the inter-dot resonances is uniform, which suggests that the inter-dot excitation transfer is not limited by mean density of states in the emitting quantum dots.

We study electron-hole exchange interaction in a single CdTe/ZnTe quantum dot by polarization-resolved photoluminescence measurements. We focus on recombination of excitonic states involving p-shell electrons: $X^{2-}$ and $XX^-$. Recombination lines of $X^{2-}$ and $XX^-$ states exhibit fine structure, which can be consistently explained within a model with four parameters $δ_{i}^{αβ}$ representing strength of iso- and anisotropic parts of interaction between s-hole and s- or p-electron.

We examine the influence of a weak non-resonant illumination on the quantum dot photoluminescence spectrum. We observe that even very weak illumination affects both intensity and spectral position of emission lines in the spectrum. We discover no significant asymmetry in spatial dependence and infer that the observed effects cannot be attributed to a single neighbor center.

Opis:
The characteristics of ZnSe-based electron beam pumped semiconductor lasers are presented in detail. The laser structures consist of a 0.6 μm thick superlattice waveguide centered with ten equidistantly placed CdSe/ZnSe quantum dot active layers. The maximum light output pulse power of 12 W per facet at room temperature along with an extremely high quantum efficiency of ≈8.5% were obtained at an electron beam pumping energy of 23 keV (the laser wavelength is of 542 nm). The calculations of a spatial distribution of non-equilibrium carrier concentration within the semiconductor structures under electron beam pumping are presented. The possible ways of further improvement of laser efficiency are discussed.

An exciton confined within a quantum dot acts as a two-level quantum system, and is one of the most promising candidates for quantum computing and quantum information processing. The real-space optical probing of the quantum eigenstates in a single quantum dot and coupled quantum dots should be developed toward the realization of quantum photonic devices, where their wave functions are dynamically controlled by coherent optical techniques. Here we apply near-field photoluminescence imaging spectroscopy with a high spatial resolution of 30 nm to map out the centre-of-mass wave function of an exciton confined in a GaAs quantum dot. The spatial profile of the exciton emission, which reflects the shape of a monolayer-high island, differs from that of biexciton emission, due to different distributions of the polarization field for the exciton and biexciton recombinations.

Opis:
The effect of In-flush technique application to the MBE-grown structure with self-assembled quantum dots is investigated in this work. The microphotoluminescence from structures with the InAs/GaAs dots grown with and without the In-flush has been investigated. We focus our attention on "not fully developed" dots, which can be clearly distinguished in the spectrum. The dots have also been identified in the transmission electron microscopy analysis of the structures. The In-flush does not influence a broad energy range of those features. Instead we have found that the anisotropic exchange energy splitting of neutral excitons confined in those in the structure grown with In-flush is substantially lower that the splitting in the structure with no In-flush. This observation confirms that the In-flush leads not only to better uniformity of self-assembled quantum dots but also to reduction of lateral potential, anisotropy, which is believed to result in the neutral exciton splitting.

We investigate the influence of an electric field on the optical properties of single quantum dots. For sample made of III-V compounds micron-size electro-optical structures were produced in order to apply an electric field in the dot plane. For several individual dots lines significant variations of the anisotropic exchange splitting with the field were observed. On sample made of II-VI compounds we demonstrate the influence of electric field fluctuations on the luminescence of a single quantum dot.

Magnetic field and temperature dependent photoluminescence studies on neutral and charged excitons in individual InAs quantum dots allow us to uncover different mechanisms by which the discrete quantum dot states are coupled to delocalized continuum states in a quantum well (the wetting layer). The behaviour of the neutral and singly charged excitons can be explained taking only discrete quantum dot states into account. For doubly and triply charged excitons we have to consider spin dependent coherent and incoherent interactions between discrete quantum dot states and delocalized wetting layer states.

Hereby, we present a study of a thermal quenching of emission from self-assembled epitaxial highly asymmetric quantum dots in InGaAs/GaAs material system for both ensemble and single dot regime. Pronounced interplay between the intensity of wetting layer and quantum dots originated emission was observed as the temperature was increased, evidencing a thermally activated energy transfer between the two parts of the system and an important role of the wetting layer in determining the optical properties of these anisotropic nanostructures. The carrier activation energies have been derived and possible carrier loss mechanisms have been analyzed. Single dot study revealed activation energies slightly varying from dot to dot due to size and shape distribution. The problem of the shape uniformity of individual quantum dot has also been addressed and possibility of additional carrier localization within the investigated structures has been found to be insignificant based on the recorded spectroscopic data.

In this paper we present optical studies of CdTe quantum dots formed using Zn-induced reorganization. The pattern of quantum dot photoluminescence lines is found to be similar to typical results reported for quantum dots grown with other techniques, although the positively charged exciton line is relatively more pronounced. Also the energy spacing between biexciton and exciton lines is found to be larger than in typical results. Zn-induced reorganization results in quantum dots density higher by an order of magnitude than in Te-induced quantum dots.

The optical excitonic Aharonov-Bohm effect in type-I three-dimensional (In,Ga)As/GaAs nanorings is theoretically explored. The single-particle states of the electron and the hole are extracted from the effective mass theory in the presence of inhomogeneous strain, and an exact numerical diagonalization approach is used to compute the exciton states and the oscillator strength $f_{x}$ for exciton recombination. We studied both the large lithographically-defined and small self-assembled rings. Only in smaller self-assembled nanorings we found optical excitonic Aharonov-Bohm effect. Those oscillations are established by anticrossings between the optically active exciton states with zero orbital momentum. In lithographically defined rings, whose average radius is 33 nm, $f_{x}$ shows no oscillations, whereas in the smaller self-assembled nanoring with average radius of 11.5 nm oscillations in $f_{x}$ for the ground exciton state are found as function of the magnetic field that is superposed on a linear dependence. These oscillations are smeared out at finite temperature, thus photoluminescence intensity exhibits step-like variation with magnetic field even at temperature as small as 4.2 K.

Two concentric two-dimensional GaAs/(Al,Ga)As nanorings in a normal magnetic field are theoretically studied. The single-band effective mass approximation is adopted for both the electron and the hole states, and the analytical solutions are given. We find that the electronic single particle states are arranged in pairs, which exhibit anticrossings and the orbital momentum transitions in the energy spectrum when magnetic field increases. Their period is essentially determined by the radius of the outer ring. The oscillator strength for interband transitions is strongly reduced close to each anticrossing. We show that an optical excitonic Aharonov-Bohm effect may occur in concentric nanorings.

We theoretically study the optical properties and the electronic structure of highly elongated quantum dots (quantum dashes) and show how geometrical fluctuations affect the excitonic spectrum of the system. The dependence of the absorption intensities on the geometrical properties (depth and length) of the trapping center in a quantum dash is analyzed and the dependence of the degree of the linear polarization on these geometrical parameters is studied.

In this report we have investigated theoretically the phonon-assisted recombination process of excitons confined in strongly elongated semiconductor nanostructures, called quantum dashes. Interaction with phonon bath leads to the occurrence of phonon-assisted recombination, which in the case of acoustic phonons is manifested in the optical spectra as a deviation of the homogeneously broadened emission line shape from expected Lorentzian profile via occurrence of the so-called phonon sidebands. Hereby, we have modeled the influence of the quantum dash geometry on this spectral feature proving pronounced suppression of phonon-induced decoherence for strongly elongated nanostructures. Furthermore, the importance of different phonon coupling mechanisms has been evaluated and the spectral diffusion effects, unavoidable in the time-integrated photoluminescence experiments, have been accounted for.

We report correlation and cross-correlation continuous wave measurements in II-VI quantum dots grown by molecular beam epitaxy. Combination of spectral selection, saturation measurements and good temporal resolution allowed us to see an antibunching effect on photons from radiative recombination of excitons in a single CdTe/ZnTe quantum dot, as well as cross-correlation within the biexciton (X$\text{}_{2}$)-exciton (X) radiative cascade from the same dot. We discuss the results of our experiments in terms of a model of excitonic multitransitions.

We present microluminescence investigations of self-assembled CdTe/ZnTe quantum dots. The dots proprieties resulting from our studies are: values of optical in-plane anisotropy parameters (electron - heavy hole exchange splitting and orientation of anisotropy) and value of effective Lande factor. Parameters giving information about in-plane anisotropy possess random distribution of values with the exchange splitting from 0 to 240 μeV. The effective Lande factor values for our dots are around g$\text{}^{*}$=-3.2 with a scatter of about 18%. Some PL lines exhibit sudden jumps of energetic position, related to variation of the charge state in their neighborhood.

In this paper, we address the problem of luminescence polarization in the case of nanostructures characterized by an in-plane shape asymmetry. We develop a simple semi-qualitative model revealing the mechanism that accounts for the selective polarization properties of such structures. It shows that they are not a straightforward consequence of the geometry but are related to it via valence subband mixing. Our model allows us to predict the degree of polarization dependence on the in-plane dimensions of investigated structures assuming a predominantly heavy hole character of the valence band states, simplifying the shape of confining potential and neglecting the influence of the out-of-plane dimension. The energy dependence modeling reveals the importance of different excited states in subsequent spectral ranges leading to non-monotonic character of the degree of polarization. The modeling results show good agreement with the experimental data for an ensemble of InAs/InP quantum dashes for a set of realistic parameters with the heavy-light hole states separation being the only adjustable one. All characteristic features are reproduced in the framework of the proposed model and their origin can be well explained and understood. We also make some further predictions about the influence of both the internal characteristics of the nanostructures (e.g. height) and the external conditions (excitation power, temperature) on the overall degree of polarization.

We study photoluminescence properties of CdTe and CdMnTe quantum dots embedded in ZnTe nanowires. The nanowires were grown by molecular beam epitaxy, applying the vapor-liquid-solid growth mechanism. Linear polarization anisotropy measurements allow us to assess that the excitonic transitions originate from a single nanowire. We identify the optical transitions by comparing observed spectroscopic shifts with the universal emission pattern from the epitaxial CdTe dots. We support this identification by analyzing the photoluminescence intensity dependence on excitation power.

In this paper, optimal design of a pumping scheme for achieving the best gain and phase response in quntum-dot semiconductor optical amplifiers is investigated. For the first time, the dynamic response of the quntum-dot semiconductor optical amplifier is evaluated under three different pumping schemes, known as optical pumping, electrical pumping, and electro-optical pumping. Simulation results show that the shortest gain recovery time in quntum-dot semiconductor optical amplifiers can be achieved under the electrical pumping scheme. However, under the optical pumping and electro-optical pumping schemes, the quntum-dot semiconductor optical amplifier represents a shorter phase recovery compared to the electrical pumping scheme. We found that a sub-nanosecond phase recovery in the quntum-dot semiconductor optical amplifier can be achieved under the OP and electro-optical pumping schemes, which can never be achieved under the electrical pumping, because of the slow carrier dynamics of the carrier reservoir. Also, it was found that the gain recovery process in an optically pumped quntum-dot semiconductor optical amplifier can be significantly accelerated at cryogenic temperatures. This result demonstrates the superiorities of the optical pumping scheme over the electrical pumping and electro-optical pumping schemes at low temperatures, where both the gain and phase recovery times of an optically pumped quantum-dot semiconductor optical amplifier are drastically decreased.

Quantum dots have been identified as potential sources of entangled photon pairs, essential for many applications in quantum information. However, in practice structural properties of the dots result in polarisation splitting of the emission lines, which has prevented the realisation of such a source. Here, we present two techniques developed to control the polarisation splitting in a quantum dot both irreversibly and reversibly. We find that the splitting is strongly dependent upon the emission energy, or lateral confinement, of the quantum dot. Thus by precise control of the InAs deposition thickness, it is possible to produce ensembles from which dots with zero polarisation splitting can be easily selected. Additionally, we demonstrate that by using modest in-plane magnetic fields to partially mix the bright and dark exciton states, the polarisation splitting can be reversibly tuned to zero for most dots of a certain type. Finally, we demonstrate the emission of triggered entangled photon pairs from a quantum dot with approximately zero splitting with fidelity >70%.

Binary nitrides: of wurtzite GaN, AlN, InN, and their solid solutions represent a family of semiconductors of crucial importance for modern optoelectronics. Strained quantum wells, like GaN/AlGaN and specially InGaN/GaN, form active layers of the light emitters working in green-UV part of the spectrum. The operation of these devices strongly depends on the emission spectra of considered quantum structures which are greatly influenced by the presence of built-in electric fields. The electric field acting via quantum confined Stark effect in the mentioned structures changes the energies and intensity of the emitted light. The effect can lead to the spectral shift of a photo- and electroluminescence by many hundreds of meV. In this review we will briefly cover the influence of internal electric fields on both optical and electrical properties of nitride based heterostructures and quantum wells. We would like to draw reader's attention to the usefulness of high-pressure investigation in the study of electric fields in nitrides and to show how the interpretation of these experiments influences the way we calculate the electric fields in the quantum structures.

Time-resolved photon counting technique was employed to study dynamics of photoluminescence from the ensemble and single CdSe/ZnS quantum dots with the alloyed core/shell interfaces. The ensemble data revealed enhanced effect of disorder-induced trap states for increasing emission energy, as implied from the changes in the distribution of total decay rates. The emission trajectories collected for single quantum dots showed familiar, two-state blinking pattern. It suggests that in a large-band-offset CdSe/ZnS system, the introduced alloying of the core-to-shell region cannot smooth enough the confinement potential in order to suppress nonradiative Auger recombination and blinking.

We present time-resolved micro-photoluminescence study of self-assembled CdTe/ZnTe quantum dots. In addition to the fast radiative decay of the exciton, we observe long components, being of the order of a few nanoseconds. We observe that long decays are present for neutral exciton lines as well as on the biexciton ones. The temperature dependent measurements reveal the non-monotonic behaviour. We find also that the long decays are not mono-exponential. We conclude that the dark exciton states cannot be treated as the only source of long decays in the luminescence. We propose other possible explanation, which is the slowing of luminescence by carrier trapping in high energy states in quantum dots and barriers.

Opis:
Growth optimization, optical and structural properties of PbTe/CdTe multilayers grown by molecular beam epitaxy on GaAs (001) as well as on $BaF_2$ (111) substrates is reported. An intense photoluminescence in the mid-infrared region is observed from PbTe quantum wells excited with 1.17 eV pulsed YAG:Nd laser. The energy of the emission peak shows blue shift with decreasing PbTe well width and has a positive temperature coefficient. The influence of thermal annealing on photoluminescence spectra of PbTe/CdTe multilayers grown on $BaF_2$ substrate is discussed.

Opis:
We define the collective logical quantum bit as a state on an array of 2, 4, and 8 quantum dots. We show that such an array can be controlled with less phonon-induced pure dephasing than a single dot. We calculate the dephasing accompanying a single-qubit operation on the collective logical qubit by means of perturbative method describing the open system evolution under arbitrary driving.

Carrier dynamics and dynamic band-bending in self-assembled ZnTe/ZnSe quantum dots have been studied by means of time-resolved photoluminescence experiment at low temperatures. The experiment reveals clearly type-II character of the confinement potential in the dot manifested in: (i) long photoluminescence decay time constant of 28-35 ns, and (ii) temporal shift of the quantum dot peak emission towards low energy following the laser pulse excitation. The magnitude of the spectral shift Δ E depends on the dot size and the power density of excitation pulse. For the dots under study and given experimental conditions Δ E ≈ 28 ÷ 42 meV.

The properties of small-sized high density InAs/GaAs quantum dots (emitting at 1.25 eV) are studied by means of optically detected microwave resonance spectroscopy and time resolved photoluminescence techniques. The results are discussed in terms of trapping and thermal escape of the carriers as well as their relaxation and recombination in quantum dots. The data are compared with those recently obtained on shallowly formed InAs quantum dot structures.

Opis:
Excitonic emission from single InAs/InGaAlAs/InP quantum dashes has been investigated in the context of degree of linear polarization by post-growth modification of its surrounding dielectric medium. We present optical spectroscopy measurements on a symmetric squared pedestal structures (mesas), and asymmetric rectangular ones oriented parallel or perpendicular to the main in-plane axis of the dashes [1-10]. Polarization resolved microphotoluminescence shows a significant quantitative modification of the degree of linear polarization value from -20% up to 70%. These results have been confronted with calculations of the coupling between the exciton transition dipole moment and electromagnetic field distributed in the vicinity of a quantum dash inside a processed mesa.

A quantum dot with a single magnetic ion is a perfect model system to investigate spin dynamics of a magnetic ion embedded in semiconductor matrix. In this work we present results of spin dynamics studies of $Mn^{2+}$ ion embedded in CdSe quantum dot, performed under modulated excitation of the dot. In particular, the relaxation time of the $Mn^{2+}$ ion in high magnetic field was determined.

It has recently been shown that potential fluctuations in a wetting layer, which accompanies InAs/GaAs quantum dots can localize excitons. Neutral excitons and biexcitons and charged excitons were identified. In this communication we report on studies of properties of the excitons over wide temperature range (T < 70 K). The micro-photoluminescence measurements enable investigation of excitons localized in a single potential fluctuation. Temperature-induced broadening of the neutral exciton as well as a quenching of the charged exciton at temperatures higher than 50 K are observed and discussed.

Opis:
CdS nanoparticles were successfully synthesized using starch, amylopectin and maltodextrin, as a capping agent. Optical properties of the final products have been investigated by photoluminescence spectroscopy and Raman scattering. The atomic force microscopy gave a particle of an average size of approximately 6 nm. Our research reveals that all prepared sugar-quantum dot aqueous solutions were stable against precipitation during the time of their investigation and kept their stability for several months after it.

Multi-stacked InAs QDs embedded in ten periods of GaAs/$In_{0.1}Ga_{0.9}As$ strained layers were grown by MBE and their optical properties were investigated by using PL spectroscopy. For the QDs embedded in ten periods of GaAs/$In_{0.1}Ga_{0.9}As$ strained layers, the PL intensity is enhanced about 4.7 times and a narrower FWHM of 26 meV is observed compared to those of the conventional multi-stacked QDs. The PL spectra of the InAs QDs show blue-shifts of about 50 meV with increasing annealing temperature up to 850°C. At annealing temperature of 600°C, the FWHM of the PL peak is reduced to 16 meV and PL intensity is enhanced compared to those of the as-grown sample, which indicates improvement of size uniformity and crystal quality of the QDs.

Opis:
We investigate double layer InAs/GaAs quantum dots grown in the Stransky-Krastanov mode by molecular beam epitaxy. The sample consists of two layers of InAs quantum dots separated by 10 nm thick GaAs layer, where the top quantum dot layer of an improved homogeneity is covered by an InGaAs cap. This configuration has allowed for the extension of the dots' emission to longer wavelengths. We probed the carrier transfer between the states confined in a double quantum well composed of InGaAs cap and the quantum dots wetting layer to the states in the quantum dots by means of photoluminescence excitation and photoreflectance spectroscopies. Efficient emission from quantum dots excited at the double quantum well ground state energy was observed. There is also presented a discussion on the carrier injection efficiency from the capping layer to the quantum dots.

Opis:
The effect of acoustic phonons on different light-induced excitations of a semiconductor quantum dot is investigated. Resonant excitation of the quantum dot leads to the Rabi oscillations, which are damped due to the phonon interaction. When the excitation frequency is detuned, an occupation can only occur due to phonon absorption or emission processes. For frequency-swept excitations a population inversion is achieved through adiabatic rapid passage, but the inversion is also damped by phonons. For all three scenarios the influence of the phonons depends non-monotonically on the pulse area.

We study the electron states of a chain of non-identical, vertically stacked quantum dots. We discuss how the pseudo-band formed of the ground states confined in the quantum dots disintegrates upon increasing the inhomogeneity of the electron energies and analyze the impact of localization on the intraband absorption from the pseudo-band to extended (bulk) states. We describe also the dependence of the intraband absorption spectrum on the quantum dot size.

Photoreflectance spectroscopy and photoluminescence have been used to study the optical properties and electronic structure of InGaAs quantum rods grown by molecular beam epitaxy. Spectral features associated with interband optical transitions localized in the quantum rod and the surrounding quantum well regions are examined. Experimental results are compared with calculations performed within the envelope function approximation. A red shift of the quantum rod- and a blue shift of the quantum well-related optical transitions, along with a significant increase in PL intensity have been observed if an $As_4$ source is used instead of an $As_2$ source during the molecular beam epitaxial growth.

Excitation-energy-dependent magnetospectroscopic measurements of a single GaAlAs/AlAs quantum dot were performed. A significant effect of the excitation energy on the photoluminescence spectra is reported. The photoluminescence excitation spectroscopy has been used to investigate the excitation spectrum of a single electron-hole pair - a neutral exciton in magnetic field up to 14 T. The observed resonances exhibit diamagnetic shift characteristic of an s-shell related emission. In our opinion, the creation of excited complexes involving an excited hole and a ground electron is responsible for the process.

Influence of growth breaks before capping of CdSe self-assembled quantum dot layers on photoluminescence dynamics was examined in three samples. Short (5s) break resulted only in a small blue shift, caused probably by partial strain relaxation and/or Zn interdiffusion. Long (20 min) break induced a strong broadening and red shift of the spectra, combined with a dramatic slow down of the photoluminescence decays. The main result of the long break was identified as introduction of defects (impurities), which generate local electric fields and act as traps of photogenerated carriers.

We calculate the linear optical response from a single quantum dot molecule and the nonlinear, four-wave-mixing response from an inhomogeneously broadened ensemble of such molecules. We show that both optical signals are affected by the coupling-dependent superradiance effect and by optical interference between the two polarizations. As a result, the linear and nonlinear responses are not identical.

It is demonstrated that the photoluminescence spectra of single self-assembled quantum dots are very sensitive to the experimental conditions, such as excitation energy and crystal temperature. A qualitative explanation is given in terms of the effective diffusion of the photogenerated carriers, determined by the experimental conditions, which influence the capture probability and hence also the charge state of the quantum dots. This is proposed as a new tool to populate quantum dots with extra electrons in order to study phenomena involving charged excitons.

The fine structure of a confined exciton in the exchange field of a single Mn$\text{}^{2+}$ ion (S=5/2) is analyzed in detail. The exciton-Mn$\text{}^{2+}$ exchange interaction shifts the energy of the exciton depending on the Mn$\text{}^{2+}$ spin component and six emission lines are observed at zero magnetic field. The emission spectra of individual quantum dots containing a single magnetic Mn atom differ strongly from dot to dot. The differences are explained by the influence of the system geometry, specifically the in-plane asymmetry of the quantum dot and the position of the Mn atom. Depending on both these parameters, one has different characteristic emission features which either reveal or hide the spin state of the magnetic atom. The observed behavior in both zero field and under magnetic field can be explained quantitatively by the interplay between the exciton-manganese exchange interaction (dependent on the Mn position) and the anisotropic part of the electron-hole exchange interaction (related to the asymmetry of the quantum dot).

Optical spectroscopy measurements of single InAs/GaAs self-assembled quantum dots have been performed. The multiexcitonic emission from the s-, p-, and d-shells of a single dot is observed and investigated in magnetic field up to 28 T. The Zeeman splitting of the s-shell excitons has been found to depend on the dot morphology. While the energy-splitting in flat (2 nm height) dots linearly increases with magnetic field, its significant non-linearity is observed for larger in size, tall (4 nm height) dots. The effect of magnetic field on the orbital motion of carriers in dots has also been investigated. It has been found that the modified Fock-Darwin pattern explains the observed evolution of the emission from highly-excited single tall quantum dot.

Opis:
Some recent highlights of our optical studies on single and coupled semiconductor quantum dots are reviewed. In the first part, we concentrate on the role of spins and spin-spin interaction in nonmagnetic and magnetic single quantum dots. In the case of strictly resonant excitation of the ground state in self-assembled CdSe/ZnSe quantum dots, we find an exciton spin relaxation time, which exceeds the recombination lifetime significantly. Linear polarization has to be used for these experiments, as the electron-hole exchange interaction lifts the spin degeneracy and the eigenstates are linear combinations of spin-up and spin-down excitons. In a magnetic quantum dot, the exchange interaction between carrier spins and the spins of magnetic ions is shown to be responsible for giant magneto-optical effects. We demonstrate the formation of zero-dimensional magnetic polarons and we succeeded in measuring the magnetization on a scale of a few nanometers using the characteristic photoluminescence signal of individual quantum dots as experimental monitor. The second part is devoted to pairs of single quantum dots. On one hand, single exciton tunneling within an individual quantum dot pair is demonstrated studying single pairs of vertically correlated strain-induced and self-organized quantum dots. On the other hand, we show that in a pair of lithographically defined single dots with strongly different g-factors the energy spacing between the dot ground states can be tuned in an external magnetic field by about 10 meV, giving access to a controlled coupling between two individual quantum dots.

The investigation of the electron and hole energies and probability densities is performed for the cases with and without the donor hydrogenic impurity placed into the centre of quantum dot quantum well structures with different thicknesses of layers. The oscillator strengths of intra- and interband quantum transitions in $GaAs$/$Al_{x}Ga_{1-x}As$ core/shell/well/shell spherical quantum dot with ionized on-center donor impurity are estimated. The oscillator strengths of quantum transitions non-monotonously depend on the width of the layers due to the different location of carriers. The optimal geometrical parameters of the nanostructure are estimated for the possibility of multicolor light emission based on interband quantum transitions.

Opis:
In this work we demonstrate a novel experimental approach to the study of single photon correlations. The introduction of the multichannel detection setup enables the simultaneous measurement of a large number of correlation functions for photons emitted from different energetic ranges. The advantages of this new approach were exploited in a detailed study of the biexciton-exciton recombination cascade in CdTe/ZnTe quantum dots doped with a few $Mn^{2+}$ ions. The information about the dynamics of the magnetic system in the quantum dot during the lifetime of the exciton was obtained from the analysis of the correlation functions.

We show that the phonon-induced pure dephasing of excitons in quantum dots can be interpreted in terms of information leakage from the carrier subsystem to the lattice environment. Coupled low dimensional structures have potential applications in quantum computing and spintronics. Using molecular beam epitaxy we fabricated three kinds of systems of coupled quantum wells and quantum dots with different energy order: wells at higher energy than dots, resonant structures, and dots at higher energy than wells. By analysis of photoluminescence and reflectivity spectra, we conclude that there is a possibility of effective carrier tunneling between structures, which opens possibility of subsequent testing of spin transfer efficiency.

Hereby we present comprehensive experimental and theoretical study on fundamental optical properties and electronic structure of GaAs-based quantum dots grown using metalorganic chemical vapor deposition technique. The substantial redshift of emission, to the second telecommunication window of 1.3 μm, in comparison to standard InGaAs/GaAs quantum dots is obtained via strain engineering utilizing additional capping layer of In_{0.2}Ga_{0.8}As in this context referred to as strain reducing layer. It ensures lowering of the energy of the ground state transition to more application relevant spectral range. Optical properties of the quantum dot structure has been experimentally characterized by means of photoreflectance spectroscopy and power-dependent photoluminescence revealing 3 transitions originating from hybrid states confined in an asymmetric double quantum well formed of the wetting layer and strain reducing layer, as well as higher states of the quantum dots themselves with the first excited state transition separated by 67 meV from the ground state transition. Origin of the observed transitions was confirmed in theoretical modelling using 1-band single-particle approach for the quantum well part, and excitonic quantum dot spectrum obtained within 8 band k·p formalism followed by configuration interaction calculations, respectively. Additionally, photoluminescence excitation spectroscopy measurements allowed to identify a spectral range for efficient quasi-resonant excitation of the investigated quantum dots into the 2D density of states to be in the range of 835-905 nm.

Opis:
We have provided the Cu doped zinc sulfide (ZnS:Cu) nanoparticles using a wet chemical synthesis. In principle, the nanoparticles are provided by mixing the reactants in a double distilled water solvent. We have used the mercaptopropionic acid as the capping agent. We have obtained the physical properties of the nanoparticles using the methods: UV absorption, photoluminescence spectroscopy, and X-ray diffraction analysis. The average size of nanoparticles is obtained in the range 3-6 nm. In addition, the X-ray diffraction pattern of ZnS:Cu nanoparticles reveals a zinc-blende crystal structure at room temperature.

We study the spontaneous emission from a regular lateral array or a randomly distributed ensemble of quantum dots under strong excitation (full inversion) conditions. We focus on the similarities and differences between the cases of random and regular arrangement of the dots and show that there is very little difference between the evolution of luminescence in these two cases, both for identical dots and for a realistically inhomogeneously broadened ensemble. This means that the enhanced emission or superradiance effect is not due to accidental clustering of pairs of dots. Moreover, we point out that observation of an enhanced emission under weak excitation does not prove that true superradiance will develop in a fully inverted system.

In this contribution the electronic structure of large $In_{0.3}Ga_{0.7}As//GaAs$ quantum dots is studied theoretically by means of 8 band k · p modeling. These quantum dots constitute unique physical system due to the low strain limit of the Stranski-Krastanow growth mode resulting in relatively large physical volume and elongation of the quantum dots in [1-10] direction. As a result of these critical growth conditions the electronic structure is expected to be very sensitive to the nanostructure size, shape, and composition of the quantum dot as well as the accompanying wetting layer. Another peculiarity of investigated system is the confining potential which is rather shallow and weakened in comparison to standard quantum dots. It makes them very interesting in view of both fundamental study and potential applications. To reveal physical mechanisms determining the optical properties of the investigated system, the electronic structure, mainly the number of confined states, and the wave function extension as a function of both quantum dot size and geometry have been simulated numerically and the importance of electron-hole Coulomb interactions has been evaluated.

We show that by means of an electric field we can tune the energy levels in vertical quantum dot pairs and study transitions related to recombination of direct and indirect excitons. With decreasing the reverse bias, we observe both the blue- and red-shifted indirect exciton transitions. Based on the band profile of our device, we conclude that the former corresponds to the recombination of the electron and hole localized in the top and the bottom dot, respectively and the latter is related to the recombination of the electron and hole localized in the bottom and the top dot, respectively.

We study the spontaneous emission from a coherently delocalized exciton state in a double quantum dot as a function of the distance between the dots, focusing on the similarities and differences between the cases of radiative (long-range, dipole) and tunnel coupling between the excitons in the dots. We show that there may be no qualitative difference between the collective emission induced by these two coupling types in spite of their essentially different physical properties.

Exciton spin decay is studied in a self-assembled InAs/GaAs quantum dot. The spin relaxation results from an interplay of two factors: the Bir-Pikus Hamiltonian and the short-range exchange interaction, leading to one and two phonon assisted transitions. We establish a hierarchy between the resulting transition rates and show the dominating role of transverse phonons for all the transitions.

We present a study of photoelectrical properties of the Stranski-Krastanow InAs quantum dots embedded in an InGaAs matrix with low In content, emitting at about 1.3μm. The ground-state electron-hole transition of the dots was investigated as a function of the temperature in presence of electric fields parallel and perpendicular to the plane of the dots by photocurrent spectroscopy. Microphotoluminescence measurements were also carried out, allowing us to evidence carrier capture from the GaAs matrix into the dots.

Hybrid molecules formed by coupling semiconductor quantum dots to metal nanoparticle nanoantennas provide a new paradigm for directed nanoscale transfer of quantum information. To assess this possibility, we study theoretically the response of these hybrid molecules to applied optical fields. Quantum-coherent time-evolution of the semiconductor quantum dots in the hybrid molecule is found by solving the semiconductor quantum dot density matrix equations. We study hybrid molecules in the weak and strong coupling regimes. In strongly driven, strongly dipole-coupled semiconductor quantum dot-metal nanoparticle hybrids with spherical metal nanoparticles, interference, dispersion near resonance and self interaction define the metal nanoparticle/semiconductor quantum dot coupling and lead to the Fano resonances, exciton induced transparency, suppressed semiconductor quantum dot response and bistability. More complicated response can be tailored by using metal nanoparticle shape and the placement of semiconductor quantum dots to control the local near-fields that couple the metal nanoparticles and semiconductor quantum dots. We describe how coupling to metal nanoparticle dark modes and higher order multipolar modes impact interference and self-interaction effects. The physics of the metal nanoparticle/semiconductor quantum dot coupling is outlined.

The micro-photoluminescence of GaAs/AlAs type II double quantum well structure is presented. The specific band alignment of the investigated system allows obtaining high concentration of long lived carriers. This enables us to study diffusion of carriers and/or indirect excitons. It was found that the carrier flow does not follow the classical diffusion equation and is driven by the potential modification due to the presence of photo created carriers.

We study polarization resolved correlation between photons emitted in cascaded biexciton-exciton recombination from a single quantum dot formed in type II GaAs/AlAs bilayer. Magnetic field induced transition from anisotropy controlled to the Zeeman controlled emission was demonstrated by a circular polarization correlation between the emitted photons. A simple model describing the effect allowed us to determine the anisotropic exchange splitting of the excitonic state. This method of the anisotropic exchange splitting determination can be useful in the case when other methods are not sensitive enough.

We present time-resolved photoluminescence investigations of InAs/GaAs structures containing quantum dots with the ground state at 1.43 eV. State filling effect and a Pauli blocking effect were clearly observed. These effects significantly influenced dynamics of excitation transfer from upper to lower state inside a dot leading to non-exponential dynamics. Numerical model based on nonlinear rate equations was proposed. The model described well the experimental data providing values of: lifetime of the ground state 0.53±0.03 ns, lifetime of excited state (when the ground state is full) 1.1±0.2 ns, and internal relaxation time (when the ground state is empty) 0.07±0.01 ns.

This work contains a selection of our recent experimental results in the field of the spin-related spectroscopy of individual CdTe-based quantum dots. After a short description of the sample growth and experimental methods, optical measurements of the charge state dynamics are presented. Then the influence of in-plane anisotropy of the excitonic states of a quantum dot is discussed, followed by a description of experimental studies of information read-out and writing on quantum dot spin states. In particular, spin memory of a single $Mn^{++}$ ion embedded in a CdTe quantum dot is quantitatively assessed. In an outlook part, perspectives opened by recently developed ZnTe lattice-matched Bragg reflectors are discussed.

Opis:
Reflectance anisotropy spectroscopy is a useful technique used for in situ observation of the metalorganic vapour phase epitaxy growth, because it does not require vacuum in the reaction chamber. With this method we are able to observe the quantum dot growth, the incorporation of indium or antimony atoms in the layer or the monolayer growth of GaAs. We can also estimate the amount of InAs needed for the quantum dot formation, the time necessary for the quantum dot growth or reveal the unintended growth of InAs quantum dots from large dissolved InAs objects.

We propose a new method of obtaining a photoluminescence spectrum of a single quantum dot in a self-assembled system of CdTe/ZnTe quantum dots. The method is based on the resonant excitation of a coupled dots pair. The comparison of the spectra in resonance and out of resonance enables the identification of a well-isolated lines related to the excitonic p-states. The application of the method allows the basic characterisation of a quantum dot, including the measurements of linear anisotropy, the excitation power dependence, and the analysis of the photoluminescence in the magnetic field.

This paper reports on theoretical calculations and fabrication by molecular beam epitaxy of wide-gap II-VI heterostructures emitting in the "true" yellow range (560-600 nm) at room temperature. The active region of the structures comprises CdSe quantum dot active layer embedded into a strained $Zn_{1-x}Cd_{x}Se$ (x=0.2-0.5) quantum well surrounded by a Zn(S,Se)/ZnSe superlattice. Calculations of the CdSe/(Zn,Cd)Se/Zn(S,Se) quantum dot-quantum well luminescence wavelength performed using the envelope-function approximation predict rather narrow range of the total $Zn_{1-x}Cd_{x}Se$ quantum well thicknesses (d ≈ 2-4 nm) reducing efficiently the emission wavelength, while the variation of x (0.2-0.5) has much stronger effect. The calculations are in a reasonable agreement with the experimental data obtained on a series of test heterostructures. The maximum experimentally achieved emission wavelength at 300 K is as high as 600 nm, while the intense room temperature photoluminescence has been observed up to λ =590 nm only. To keep the structure pseudomorphic to GaAs as a whole the tensile-strained surrounding $ZnS_{0.17}Se_{0.83}$/ZnSe superlattice were introduced to compensate the compressive stress induced by the $Zn_{1-x}Cd_{x}Se$ quantum well. The graded-index waveguide laser heterostructure with a CdSe/$Zn_{0.65}Cd_{0.35}Se$/Zn(S,Se) quantum dot-quantum well active region emitting at λ =576 nm (T=300 K) with the 77 to 300 K intensity ratio of 2.5 has been demonstrated.

We show how to compute the optical functions (the complex electrosusceptibility tensor, dielectric tensor, electroreflection spectra) for semiconductor quantum dots exposed to a uniform static electric field in the growth direction, including the excitonic effects. The method uses the microscopic calculation of the quantum dot excitonic wave functions and energy levels, and the macroscopic real density matrix approach to compute the electromagnetic fields and susceptibilities. The electron-hole screened Coulomb potential is adapted and the valence band structure is taken into account in the cylindrical approximation, thus separating light- and heavy-hole motions. In the microscopic calculations, using the effective-mass approximation, we solve the 6-dimensional two-particle Schrödinger equation by transforming it into an infinite set of coupled second order 2-dimensional differential equations with the appropriate boundary conditions. These differential equations are solved numerically giving the eigenfunctions and the energy eigenvalues. Having them, we can compute the quantum dot electrooptical functions. Numerical calculations have been performed for an InGaAs quantum dot with a constant electric field applied in the growth direction. A good agreement with experiment is obtained.

The luminescence of single and two exciton states in a quantum dot embedded in the active layer of a micropillar cavity has been investigated. Temperature tuning has been used to bring the energy states of the quantum dot and the cavity into resonance. Studying the resonance behavior of the exciton and biexciton transitions with cavity mode revealed a similar Purcell effect for both lines. The cavity-induced changes of the respective radiative lifetimes have been shown to allow for controlling the ratio between the single and two exciton occupation and their relative emission rates in a single quantum dot.

The influence of InAs coverage on the formation of self-assembled quantum dots grown by molecular-beam epitaxy was investigated by atomic force microscopy and photoluminescence measurements. As the InAs coverage increased from 2.0 to 3.0 monolayers, the quantum dot density decreased from 1.1 × $10^{11}$ to 1.36 × $10^{10} cm^{-2}$. This result could be attributed to the coalescence of neighboring small InAs quantum dots resulting in the formation of much larger InAs quantum dots with lower quantum dot density. Atomic force microscopy results revealed that as the InAs quantum dot coverage increased, the transition of size distribution of InAs quantum dots from single-modal to multimodal occurred. The temperature-dependent photoluminescence spectra showed that the photoluminescence spectra red shifted and the photoluminescence peak intensity decreased as the InAs coverage increased. The thermal activation energy was strongly dependent on the InAs coverage, and for InAs quantum dots with 3.0 ML thick InAs coverage, this energy was estimated to be 147 meV.

Optical anisotropy of charged excitons and biexcitons related to the single-particle s- and p-shell emission in GaAlAs/AlAs quantum dots is investigated. The polarization-dependence and time-resolved micro-photoluminescence measurements were performed. Cross-correlation measurements were used to identify the ladder of excitonic states and allowed us to show two cascade pathways, including the spin singlet and triplet states of charged excitons and biexcitons. The fine structure of the studied states is described and analysed in terms of electron-electron, hole-hole, and electron-hole exchange interactions.

In this work we present a study of the temperature of the single magnetic atom embedded in a semiconductor quantum dot versus excitation power and magnetic field. This temperature is defined by the thermal distribution of spin states of single Mn ion, and results from its interaction with the neighborhood. This temperature was found to be much higher than the temperature of the thermal bath. Its dependence on the excitation power and magnetic field is discussed.

In this paper we present studies of magnetization relaxation in a (Cd,Mn)Te quantum well containing 3.2% of Mn, after a pulse of magnetic field. The relaxation was found to be very fast, with dominant component faster than 10 ns. Upon application of static magnetic field the relaxation does not slow down, in contrast with the behavior of very diluted quantum wells or bulk material.

We report a theoretical investigation of electronic properties of semiconductor InAs and GaAs nanocrystals. Our calculation scheme starts with the single particle calculation using atomistic tight-binding model including spin-orbital interaction and d-orbitals. Then the exciton binding energies are calculated with screened Coulomb interaction. We study the role of surface passivation effects by varying value of surface passivation potential. We compare results obtained with dot center positioned on different lattice sites thus containing different number of anion and cations. We conclude that passivation of surface states affects significantly single particle energies and the value of electron-hole Coulomb attraction. Interestingly, due to limited screening, the short-range (on-site) contribution to the electron-hole Coulomb attraction plays significant role for small nanocrystals with radius smaller than 1 nm.

In this review, we summarize our achievements in controlling and understanding the charging effects in single self-assembled CdTe quantum dots. We start with analysis of the single dot emission spectrum. For excitation densities small enough to ensure only s-shell recombination, we find that for all dots (also those reported by other groups) the same transition sequence is observed. Namely, the neutral exciton recombination has the highest energy while charged exciton and biexciton transitions are redshifted. This observation remains in a stark contrast to self-assembled InGaAs dots, where charged complexes may appear also on the high energy side of the neutral exciton. We explain the universality of the transition sequence assuming domination of the Coulomb correlations over direct, single particle interactions. Furthermore, through measurement of the recombination rates, we gain access to electron and hole wave functions and their redistributions upon changing the dot occupancy. We find that the electron wave function is rather stiff, while the hole wave function is rather soft owing to enhanced correlations in the valence band. We then corroborate these conclusions with the Stark spectroscopy, where we analyze energy shifts due to electric field imposed on dots embedded in a field effect or diode structure. Finally, we use these structures to obtain controllable tuning of the charge state. We discuss different approaches to this task and find the best tuning efficiency for a structure with enhanced valence band confinement.

We demonstrate a multi-domain scheme for calculation of electronic and optical properties of semiconductor nanostructures. Three progressively smaller computational domains are used for strain simulation, single particle states calculation and computation of the Coulomb scattering matrix elements. Proposed approach offers a significant reduction of computational time and memory savings without sacrificing the accuracy of obtained spectra. We illustrate this method on the example of InAs/InP self-assembled quantum dots.

Using a simple model of a two-dimensional rectangular quantum box we study the effects of size and anisotropy on the energy and photoluminescence spectra of neutral and charged quantum dots. The competition of symmetries and energy/length scales of the free exciton or trion and of the confining potential is analyzed. The numerical calculations consisted of the diagonalization of the few-electron-hole Hamiltonian matrices in the full configuration-interaction basis, with the simultaneous resolution of the conserved orbital and spin quantum numbers.

We report on the optical experiments performed on low density GaN/AlGaN quantum dots grown on sapphire substrate using SiN during the growth process. The existence of quantum dots in the investigated structures was confirmed by atomic force microscopy. Although macro-luminescence of the investigated structures consist of broad emission lines the micro-photoluminescence experiments performed with the spatial resolution of 0.25 μm revealed sharp emission lines from the individual quantum dot in the energy range of 3.20-3.55 eV. It is shown that the magnetic fields up to 7 T do not influence significantly the electronic states of the dots.

We study the evolution of a quantum state of a double quantum dot system interacting with the electromagnetic environment and with the lattice modes, in the presence of a coupling between the two dots. We propose a unified approach to the simulation of the system evolution under joint impact of the two reservoirs. We discuss the sub- and superradiant radiative decay of the system, the phonon-induced decay of entanglement between the dots, and the transfer of excitation between them.

Low temperature measurements of magneto-photoluminescence and optically detected resonance spectroscopy in magnetic fields up to 10~T were carried out on GaAs/Al$\text{}_{0.3}$Ga$\text{}_{0.7}$As quantum well samples grown by molecular beam epitaxy with lateral fluctuation quantum dots produced by growth interruption. Monolayer fluctuations of the quantum well width form lateral quantum dots for which confinement energies are less than Coulomb correlation energies. Five different width quantum wells (2.8-14.1 nm) were grown in a single sample, doped in the barriers with Si donors to allow for photoluminescence of both excitons and trions. We report studies of the optically detected resonance spectra associated with the ensemble photoluminescence of all of the wells including observation of bound-to-continuum internal transitions of trions, both singlet and triplet, and electron cyclotron resonance for the wider wells, which also show a clear bound-to-bound triplet transition. The latter is forbidden by magnetic translational invariance, but can be seen in these samples because this symmetry is broken by the lateral fluctuations, whose characteristic dimensions are greater than the trion orbit size. The two narrowest wells show strong broad optically detected resonance signals associated with inhomogeneously broadened internal transitions of the strongly correlated trions in the lateral dots. The optically detected resonance signals peak well below the calculated positions of electron cyclotron resonance. As expected for localized carriers and excitons, there is no free electron cyclotron resonance. We also present preliminary measurements of optically detected resonance spectra from a single dot.

We report on molecular beam epitaxy of InSb insertions in InAs and InAsSb matrices, emitting at wavelengths beyond 4μm. Different growth techniques for deposition of InSb quantum dots in the 1-2 monolayer range of the InSb nominal thickness, namely conventional molecular beam epitaxy and migration enhanced epitaxy, as well as different matrices (InAs and InAsSb) have been employed for increasing the emission wavelength of the InSb/InAs nanostructures. The formation of InSb quantum dots has been studied in situ using reflection high energy electron diffraction and ex situ by using transmission electron microscopy. The peculiarities of In(Ga)AsSb alloys growth and compositional control are also discussed. Bright photoluminescence up to 4.5μm has been observed at 80 K.
