    In situ growth monitoring technique has been used to analyse growth disturbances during the liquid phase electroepitaxial growth of thick AlGaAs layers. It allowed us to explain the nature of growth instability occurring at the end of the growth and affecting the maximum thickness of AlGaAs layers obtainable by liquid phase electroepitaxy.

    Opis:
    Results on epitaxial lateral overgrowth of GaAs layers are reported. The methods of controlling the growth anisotropy, the effect of substrate defects filtration in epitaxial lateral overgrowth procedure and influence of the mask on properties of epitaxial lateral overgrowth layers will be discussed. The case of GaAs epitaxial lateral overgrowth layers grown by liquid phase epitaxy on heavily dislocated GaAs substrates was chosen as an example to illustrate the processes discussed. The similarities between our results and those reported recently for GaN layers grown laterally by metallorganic vapour phase epitaxy will be underlined.

    Results on the growth of GaAs on (001) GaAs substrates by the epitaxial lateral overgrowth technique are reported. We show that the ratio of normal to lateral growth rates in the epitaxial lateral overgrowth process can be controlled by the crystallographic orientation of the seeds and by Si adding to the melt. Experimental data showing that the dislocations threading from the substrate are efficiently filtered and cannot propagate to the epitaxial lateral overgrowth layers are presented. These findings prove that the epitaxial lateral overgrowth process is the powerful method to grow epilayers with low dislocation density on high dislocation density substrates.

    The results of electroepitaxial growth of thick GaAlAs layers on GaAs substrates are presented. It is experimentally proven that effective convective mixing of the solution volume results in the compositional uniformity of GaAlAs layers, even in spite of the high compositional non-uniformity of the material supplying the solutes (Al, As) to the solution during the growth of the layers. For the first time this allowed us to grow uniform GaAlAs layers with thicknesses up to 200-300 μm in a wide composition range from a small (5 g) amount of solution.

    Spatially resolved X-ray diffraction is introduced and applied for micro-imaging of strain in GaAs and GaSb layers grown by epitaxial lateral overgrowth on GaAs substrates. We show that laterally overgrown parts of the layers (wings) are tilted towards the underlying mask. By spatially resolved X-ray diffraction mapping the direction of the tilt and distribution of tilt magnitude across the width of each layer can be readily determined. This allows measuring of the shape of the lattice planes in individual epitaxial stripes. In GaSb/GaAs heteroepitaxial laterally overgrown layers local mosaicity in the wing area was found. By spatially resolved X-ray diffraction the size of microblocks and their relative misorientation were analyzed. Finally, microscopic curvature of lattice planes confined between two neighboring slip bands in thermally strained Si wafers is measured. All these examples show advantages of spatially resolved X-ray diffraction over a standard X-ray diffraction when applied for analysis of crystalline microstructures.

    Results of electron spin resonance studies of tellurium doped AlGaAs epilayers are presented. We demonstrate a new approach to the studies of shallow donor-deep DX level transformation upon illumination or with an increase in temperature. The processes can be monitored by observing the changes of magnitude of an unidentified ESR signal of AlGaAs.

    A silicon-related local vibrational mode absorption in AlGaAs is reported for the first time. It consists of six peaks grouped around 450 cm$\text{}^{-1}$ which form a distinct pattern. We believe that the new local vibrational mode absorption is a fingerprint of a single defect. Among the discussed microscopic structures the most plausible is a Si$\text{}_{Ga}$-Si$\text{}_{As}$ pair complex with Si$\text{}_{As}$ acceptor interacting with different Ga, Al nearest neighbour local environments.

    Optical measurements of bulk GaSb:S reveal the structure of the lattice two phonon absorption and acceptor-valence band transitions. A sulphur related local vibrational modes and several bands related to the optical transitions from the ground state of the acceptor level are observed. A comparison of transport and optical measurements for GaSb:Te and AlGaSb:Te shows that in the alloy it is easier to obtain high concentrations of the electrically active Te impurity.

    X-ray rocking curve imaging technique was used to study crystallographic perfection of laterally overgrown epitaxial structures. We focus on rocking curve imaging studies of Si-doped GaAs and GaSb laterally overgrown layers grown by liquid phase epitaxy on $SiO_{2}$ masked GaAs and GaSb/GaAs substrates, respectively. High spatial resolution offered by rocking curve imaging technique allows studying the effect of laterally overgrown epitaxial wing tilt towards the mask. Distribution of tilt magnitude over the area of laterally overgrown epitaxial stripes is easily determined. In heteroepitaxial GaSb/GaAs laterally overgrown epitaxial structures local mosaicity in the wing area was detected. Since individual grains are clearly visible on rocking curve imaging maps, their size and relative misorientation can be determined.

    We report on photoinduced defect creation on the sulfurized (100) GaAs surface. The process manifests itself by unrecoverable temporal decrease in the photoluminescence intensity of the GaAs surface treated by (NH$\text{}_{4}$)$\text{}_{2}$S$\text{}_{x}$ solution. The results are discussed in terms of a photoinduced process of the As$\text{}_{Ga}$ antisite generation on the sulfurized surface of GaAs.

    Results of characterization of AlGaN/GaN high electron mobility transistor (HEMT) structures grown by plasma-assisted molecular beam epitaxy (PAMBE) are reported. High resolution X-ray diffraction (HRXRD) and X-ray reflectivity (XRR) were applied to show that structural properties of the AlGaN/GaN layers strongly depend on the substrate used for growth. It has been found that an additional 10 μm thick HVPE GaN layer grown on a commercial GaN/sapphire substrate significantly improves structural quality of AlGaN layer. However, the best structural parameters have been obtained for the HEMT sample grown on free-standing HVPE bulk GaN substrate.

    The first results obtained with the use of Ga$\text{}_{2}$S$\text{}_{3}$ and Ga$\text{}_{2}$Se$\text{}_{3}$ compounds as sources of donor elements for molecular beam epitaxy of Al$\text{}_{x}$Ga$\text{}_{1-x}$Sb (0 ≤ x ≤ 1) and Al$\text{}_{x}$Ga$\text{}_{1-x}$As (0 ≤ x ≤ 0.4) are reported. In GaAs free electron concentrations obtained when incorporating the donors from these sources can be easily controlled in the range of three orders of magnitude. For Al$\text{}_{x}$Ga$\text{}_{1-x}$Sb it was possible to compensate the high concentration of native acceptors and to obtain n-type of conductivity.

    We report investigations of the Hall effect and conductivity of Te doped Al$\text{}_{x}$Ga$\text{}_{1-x}$As (x = 0.3). After illumination at low temperature, the conductivity decreases in two steps on warming. These steps are explained in terms of the two sets of energy levels associated with two types of Te-DX centers depending on the neighboring host cation (Ga or Al) which undergoes the 1attice relaxation. The observed persistent increase in mobility is also explained in terms of the two different capture barriers.

    Results of detailed electron spin resonance (ESR) study of Te doped Al$\text{}_{x}$Ga$\text{}_{1-x}$As epilayers with x = 0.41, 0.42, and 0.5 Al fractions are presented. It is shown that the ESR signal observed critically depends on cooling steps and that the shallow donor ESR signal can be observed prior to illumination. The first ESR study of AlGaAs layers with removed GaAs substrate are presented. The mechanism of the enhanced photosensitivity of the ESR signal is explained. It is found very paradoxical that the ESR signals decreases upon the illumination even though shallow donor concentration is increased.

    The Ga$\text{}_{1-x}$Al$\text{}_{x}$As sample of x=0.5 was prepared from a high quality single crystal grown by electroepitaxy on GaAs. The high-pressure diffraction experiments were performed using a diamond anvil cell and a germanium solid state detector. The zinc-blende phase is stable up to about 17.5 GPa on uploading. A high-pressure phase manifests itself at about 17 GPa, a complete phase change occurs at 18.7 GPa. On downloading, the zinc-blende phase reappears at about 10 GPa. The powder pattern of the high-pressure phase shows some similarities with the GaAs high pressure phases.

    Experimental evidence for unidirectional microcracking in semi-bulk AlGaAs layers grown on (001) GaAs substrates is presented. The asymmetrical microcracking leads to anisotropic lattice misfit relaxation in the AlGaAs/GaAs structure and is explained in terms of higher mobility of [-110]-oriented α-type dislocations than that of β-type dislocations oriented in [110] direction.

    The results of photoluminescence and optically detected cyclotron resonance experiments are presented for thick AlGaAs epilayers grown by liquid phase electroepitaxy method on GaAs:Cr substrate. These results indicate an efficient energy transfer from excited AlGaAs to GaAs.

    In this work we present analysis of carriers dynamics in samples of GaN nanowires grown on silicon. The samples exhibit bright luminescence of bulk donor-bound excitons at 3.472 eV, surface defect-bound excitons at 3.450 eV (SDX) and a broad (0.05 eV) band centered at 3.47 eV caused probably by single free exciton and bi-exciton recombination. The SDX emission has long lifetime τ = 0.6 ns at 4 K and can be observed up to 50 K. At higher temperatures luminescence is dominated by free excitons. The broad excitonic band is best visible under high excitation, and reveals fast, non-exponential dynamics. We present mathematical model assuming exciton-exciton interaction leading to the Auger processes. The model includes $n^2$ (Langevin) term and describes well the non-exponential dynamics of the excitonic band.

    A high-resolution Laplace-transform deep level transient spectroscopy was used to study electron emission from the DX centres related to group IV and VI donor elements in AlGaAs. This provides the experimental evidence that substitutional-interstitial atom motion is responsible for DX behaviour and for the associated metastability effects.

    The quantitative analysis of the influence of deep bulk levels, surface states and excitons on yellow, green and ultraviolet photoluminescence from n-type GaN was performed. The theoretical calculations of recombination rates in the bulk and at n-GaN surface versus UV-excitation intensity were done numerically using finite element method basing on drift-diffusion model assuming point deep levels, continuous energetic distribution of surface states, as well as excitons. The obtained results of the photoluminescence intensity were compared with experimental data (measured within the range from $10^{15}$ to $10^{19}$ photon $cm^{-2} s^{-1}$) for n-GaN samples with various surface passivating layers $(Al_2O_3, SiO_2)$.

    Localised vibrational mode infrared absorption (10 K) and Hall measurements were made on a series of Si doped Al$\text{}_{x}$Ga$\text{}_{1-x}$As samples with 0 ≤ x ≤ 0.25 grown by liquid phase epitaxy. Localised vibrational modes were detected from Si$\text{}_{Ga}$ donors, Si$\text{}_{As}$ acceptors and Si$\text{}_{Ga}$-Si$\text{}_{As}$ pairs which increased in frequency as x increased. The assignments of new lines observed at 386, 388 and 391 cm$\text{}^{-1}$ are discussed in relation to possible perturbations of the lines from Si$\text{}_{Ga}$ or Si$\text{}_{As}$. The presence of DX centres was inferred from observed persistent photoconductivity and attempts were made to relate this result to the presence of the new IR lines.

    We report on growth of GaN nanocolumns by plasma assisted MBE on (111) silicon substrates and on their characterization. The nanocolumns nucleate on the substrate spontaneously without use of any catalyst, probably by the Volmer-Weber mechanism. Transmission electron microscopy analysis shows high crystalline quality of GaN nanocolumns and their good alignment with the c-axis being perpendicular to the substrate. Preliminary results on use of GaN nanocolumns in gas sensor devices are presented.

    Opis:
    In this paper using scanning electron microscope, contactless microwave electronic transport and the Raman spectroscopy we studied the properties of graphene deposited on GaN nanowires and compared it with the graphene deposited on GaN epilayer. The Raman micro-mapping showed that nanowires locally change the strain and the concentration of carriers in graphene. Additionally we observed that nanowires increase the intensity of the Raman spectra by more than one order of magnitude.

    The microstructure of Ga$\text{}_{1-x}$Al$\text{}_{x}$As layers was studied using methods of high resolution diffractometry and topography. Mapping out the reciprocal space in the vicinity of 004 reciprocal lattice points shows a difference in diffuse scattering between doped and undoped layers. This result is attributed to a difference in a point-defect density. From the measurements of lattice parameters at different temperature it was found that the thermal expansion coefficients for the doped layers are higher than for the undoped ones. This phenomenon is attributed to the change of the anharmonic part of lattice vibrations by free electrons or/and point defects.

    Celem artykułu jest przedstawienie ogólnych informacji dotyczących składu dziesięciu rodzajów orzechów. Opisano zawartość poszczególnych składników, tj. tłuszczu (wraz ze składem kwasów tłuszczowych), wody, białka (wraz z oceną jakości białka na podstawie dostępności aminokwasów egzogennych), węglowodanów, rozróżniając cukry proste i błonnik pokarmowy. Podano również cały wachlarz pierwiastków mineralnych, witamin oraz substancji przeciwutleniających. Orzechy to żywność wysokoenergetyczna, o bogatych walorach żywieniowych. Większość rodzajów orzechów cechuje się wysoką zawartością kwasów tłuszczowych nienasyconych, a na szczególne uznanie zasługują orzechy włoskie, w których stosunek kwasu linolowego do α-linolenowego jest na poziomie 4:1. Orzechy to również znakomite źródło białka wysokiej jakości, żelaza, magnezu, fosforu i cynku oraz substancji przeciwutleniających. Dzięki tym walorom orzechy mają uznane miejsce w prewencji chorób układu krążenia.
    The aim of this article is to present current knowledge about nutritional value of ten types of nuts. The content of various components, such as fat (together with the composition of fatty acids), water, protein (including an assessment of the quality of protein based on the availability of essential amino acids), carbohydrates, monosaccharides, fiber, mineral elements, vitamins and antioxidants were described. Nuts are the calorie dense food with high nutritional value . Most of them have a high content of unsaturated fatty acids and additionally walnuts presents nutritionally expected ratio of linoleic acid to α-linolenic acid at 4:1. Nuts are also an excellent source of high quality protein, iron, magnesium, phosphorus, zinc and antioxidants. The above mentioned characteristics make the nuts considered as beneficial in the prevention of cardiovascular disease.

    Analizie poddano następujące oleje roślinne bogate w polienowe kwasy tłuszczowe pochodzące z rodziny omega-3: lniany, olej z lnianki siewnej oraz olej z pszczelnika mołdawskiego. W olejach oznaczono zawartość frakcji polarnej oraz skład kwasów tłuszczowych i ich rozmieszczenie pomiędzy pozycje zewnętrzne i wewnętrzną triacylogliceroli (TAG). W pracy podjęto również próbę oceny ich przydatności pod kątem możliwości zastosowania w diecie dla niemowląt i małych dzieci. W tym celu porównano wybrane właściwości badanych olejów roślinnych z tłuszczem mleka kobiecego.
    The following vegetable oils rich in polyene fatty acids derived from the omega-3 family have been analyzed: linseed oil, camelina seed oil and dracocephalum moldavicum oil. The contents of polar fraction, the composition of fatty acids and their distribution between the external and internal positions of triacylglycerols (TAG) in the oils were investigated. Also attempt to assess their suitability for the possibility of their use in the diet for infants and young children has been undertaken. For this purpose selected properties of the tested vegetable oils and human milk fat were compared.
