Opis:
The thermal desorption spectrometry studies of krypton implanted Si samples are presented. Implantations (with the fluence 2×10¹⁶ cm¯²) were done with the energies 100, 150, and 200 keV. Additionally, a 200 keV and 100 keV Kr⁺G double implantation was performed. A sudden Kr release was observed in the ≈1100-1400 K range, most probably coming from the gas bubbles in cavities. The desorption activation energy varies from 2.5 eV (100 keV) to 0.8 (200 keV). The peak splitting suggests existence of two kinds of cavities trapping the implanted noble gas. Two Kr releases are observed for the 200 and 100 keV double-implanted samples. The peak shift of the release corresponding to 100 keV implantation could be a result of both introduced disorder and higher effective Kr concentration. The desorption activation energy is risen to ≈3.2 eV for both releases.

We report the first results of electron beam lithography processes performed on polymethyl methacrylate (PMMA) and hydrogen silsesquioxane (HSQ) resists, which have been pre-backed in vacuum at T ≤ 90°C. For such low temperature processing the lithographical resolution is reduced as compared to standard procedures, however, the exposure contrast and adhesion to CdTe and HgTe substrates have been sufficient for the fabrication of sub-μ m quantum devices. Furthermore, the new method of electrical microcontact forming is proposed, based on the local melting and annealing of an indium metal layer, performed with the application of accelerated electron beam. The method has been tested for CdTe/CdMgTe quantum wells using the lithography techniques, the exposure parameters have been optimized by inspecting the morphology of annealed metal film via the in situ imaging.

Opis:
The mono- and biradical forms of DOPA-melanin (DOPA-eumelanin) were studied by EPR spectroscopy in 100-300 K temperature range. The existence of triplet states in DOPA-melanin was proved. The analysis of EPR spectra has shown that in DOPA-melanin and its complexes with kanamycin and $Cu^{2+}$ ions, two kinds of paramagnetic centres exist. The first of them are in doublet ground state with spin S = 1/2 and they obey the Curie law. The paramagnetic centres of the second group are in thermally excited triplet state with spin S = 1 and in this case the Curie law is not fulfilled.

Opis:
Exciton magnetic polarons are studied in CdTe/Cd$\text{}_{1-x}$Mn$\text{}_{x}$Te (0.4 ≤ x ≤ 0.8) quantum wells. The magnetic polaron formation leads to the appearance of an additional line in the photoluminescence excitation spectra, which can be employed to determine the Zeeman splittings more exactly than by using the free exciton peak. We find an overall increase in the polaron energy with increasing x in the whole range of Mn contents studied.

Opis:
The thermal desorption spectroscopy measurements of He implanted silicon samples are reported. The He implantation energy was 90 keV (at 45° tilt) while the fluence was 10¹⁶ cm¯². Additionally, the influence of Si pre-implantation (fluences in the range 10¹⁴-10¹⁶ cm¯², E=260 keV) was under investigation. The He releases from both interstitials/vacancies (β peak) and cavities (α peak or rather band consisting probably of at least two peaks) were observed. The α peak disappears for the pre-implantation fluences larger than 10¹⁵ cm¯², while β peak becomes broader and shifts toward higher temperatures. The thermal desorption spectra were collected using heating ramp rates in the range 0.3-0.7 K/s. Desorption activation energy of the β peak for different pre-implantation fluences was found using the Redhead analysis of the β peak shift. It varies from 0.97 eV for the sample that was not pre-implanted up to 1.3 eV for the sample pre-implanted with the fluence 10¹⁶ cm¯².

The spin resonance of excess electrons is observed with the detection either on the neutral or the negatively charged exciton X$\text{}^{-}$ emission in type I CdTe/(Cd,Mg)Te quantum wells with excess electrons of low density. It is found that the electron spin-dependent and electron spin-conserving formation and recombination of X$\text{}^{-}$ make the optical detection of the spin resonance of excess electrons feasible. For the first time, optically detected magnetic resonance is used to study fast optical transition processes in the nanosecond timescale where the microwave-induced magnetic transition rate is much lower than the optical transition rate.

Thermal desorption spectrometry measurements were performed for Ar implanted Si samples. Implantation energy $E_{i}$ varied in the range 85-175 keV. The release of implanted Ar in two steps was observed in the temperature range 930-1300 K: the relatively narrow peak at lower temperature ( ≈ 930 K for implantation fluence 5 × $10^{16}$ $cm^{-2}$) is due to the release of Ar from the agglomerations (bubbles) while the broader peak observed for higher temperatures ( ≈ 950 K for implantation fluence 5 × $10^{16}$ $cm^{-2}$) comes from Ar atoms diffusing out of the sample. Inverse order of peaks is observed compared to the results for lower energy implantations (< 50 keV). Analyzing the thermal desorption spectra collected for different heating ramp rates enabled estimation of the desorption activation energy (2 eV for $E_{i}$ = 85 keV and 1.7 eV for $E_{i}$ = 115 keV).

The spin-glass transition in Cd$\text{}_{1-x}$Mn$\text{}_{x}$Te epitaxial layers and bulk samples with 0.24 ≤ x ≤ 0.43 and in quantum well structures on the basis of Cd$\text{}_{1-x}$Mn$\text{}_{x}$Te were investigated by means of optical spectroscopy. Reduction of dimensionality of Cd$\text{}_{1-x}$Mn$\text{}_{x}$Te layers down to the quasi-two-dimensional case realized in Cd$\text{}_{1-x}$Mn$\text{}_{x}$Te/Cd$\text{}_{1- y}$Mn$\text{}_{y}$Te heterostructures frustrates the spin-glass formation, which is in agreement with theoretical predictions. The spin-glass formation is also frustrated in the vicinity of interfaces between semimagnetic and nonmagnetic semiconductors in CdTe/Cd$\text{}_{1-x}$Mn$\text{}_{x}$Te quantum wells.

We report both decrease and increase in the 2D carrier gas density in a simple (Cd,Mn)Te/(Cd,Mg)Te heterostructure with (Cd,Mn)Te quantum well. The two effects were achieved by light with different photon energies. The quantum wells were 10 nm wide with 2D hole gas supplied by surface states. For the sample with 25 nm cap layer thickness, it was possible to tune the hole gas concentration from almost empty well (hole density below 1×10$\text{}^{10}$ cm$\text{}^{-2}$) to 45×10$\text{}^{10}$ cm$\text{}^{-2}$. The illumination with 425 nm wavelength almost doubled the hole gas density from the initial 24×10$\text{}^{10}$ cm$\text{}^{-2}$. The depletion mechanism was most effective for illumination with the orange (575 nm) light.

Opis:
We report on an optical study of ZnTe-based microcavity and micropillars. Angle-resolved reflectivity studies confirm a high quality of the investigated structure by setting the lower bound on the quality factor Q ≥ 1000, determined from normal-incidence reflection spectra. In a microphotoluminescence study, micropillar modes are observed at temperatures of the order of tens of kelvins. For structures grown by a complex growth procedure at two different MBE facilities, an enhancement of photoluminescence in the cavity mode is observed.

The article reviews our recent studies on quantum Hall ferromagnetism in diluted magnetic semiconductors. We carried out magnetoresistance studies on modulation-doped, gated heterostructures of (Cd,Mn)Te/(Cd,Mg)Te:I. We put into evidence the formation of Ising quantum Hall ferromagnet with Curie temperature T$\text{}_{C}$ as high as 2 K. Quantum Hall ferromagnetism is manifested by anomalous magnetoresistance maxima. Moreover, magnitude of these spikes depends dramatically on the history of the sample, shows hysteresis when either magnetic field or gate voltage are swept, stretched-exponential time evolution characteristic of glassy systems, and strong Barkhausen noise. Our study suggests that these metastabilities stem from the slow dynamics of ferromagnetic domains.

Opis:
We report on growth and magnetooptical studies of two types of novel CdTe/CdMgTe quantum well structures having a precisely controlled grading of either the quantum well width or the donor concentration in a direction perpendicular to the growth axis. The presence of two-dimensional electron gas of varying concentration produced by the graded modulation doping was evidenced by observation of negatively charged exciton-electron complexes (X¯).

We present experimental evidence that at high pressures indium donors in CdTe localize electrons in spatially correlated manner. We have studied Hall mobility, μ$\text{}_{H}$, as a function of electron concentration, n$\text{}_{H}$, at T=77 K. Changes of n$\text{}_{H}$ have been achieved by two methods. High pressure freeze-out of electrons onto localized states of In-donors leads to the mobility enhancement with respect to the situation when n$\text{}_{H}$ has been modified by means of a subsequent annealing of the sample. As a result, depending on the degree of spatial correlations in the impurity charges arrangement, different values of μ$\text{}_{H}$ correspond to the same value of n$\text{}_{H}$. The variation of mobility with electron concentration suggests that the localized state of In-donor represents likely negatively charged DX state.

Magnetoconductance measurements on submicron wires of n$\text{}^{+}$-Cd$\text{}_{1-x}$Mn$\text{}_{x}$Te were carried out up to 27 T and down to 100 mK. The inverse correlation field of the universal conductance fluctuations is found to increase abruptly in the vicinity of the magnetization steps due to Mn pairs in CdMnTe. No such effect is observed in similar wires of CdTe. These findings support a recent model, according to which the correlation field of the universal conductance fluctuations in magnetic systems is inversely proportional to the magnetic susceptibility of the localized spins.

Opis:
An approach is proposed to estimate separately parameters of homogeneous and inhomogeneous broadenings from an optical reflection line of a quasi-2D exciton. A phenomenological model is proposed to take into account statistically an inhomogeneous broadening of the exciton resonant spectra. The concept is applied to study a modulation-doped heterostructures with a single quantum well CdTe/CdMgTe. From exciton reflection lines taken in a magnetic field the temperature-dependent homogeneous and inhomogeneous broadening parameters as well as the exciton radiative decay rate are measured.
