The Au-In system was the subject of our comprehensive study with the perturbed angular correlation technique. Bulk samples of all intermetallic phases shown in the phase diagram were prepared to determine the hyperfine interaction parameters and their temperature dependence. A polymorphic phase transformation in the AuIn phase at about 630 K and a new metastable modification of Au$\text{}_{7}$In$\text{}_{3}$ after quenching the sample of 30 at.% In from temperature above 700 K were found. In addition, formation of the Au-In phases of different stoichiometries at the interfaces of thin Au/In films was observed. It turned out that the starting composition of bilayer samples, i.e. the thickness ratio of the Au and In layers, strongly influenced the stoichiometry of the formed compounds.

Opis:
We present a new model approach which goes beyond the virtual crystal approximation and the molecular field approximation in the description of the spin splitting of band states in diluted magnetic semiconductors. The theory is formulated within a one-band effective mass approximation and explicitly takes into account a chemical and magnetic disorder caused by substitutional ions. The results confirm the apparent dependence of the p-d exchange integral on x in Cd$\text{}_{1-x}$Mn$\text{}_{x}$S for small concentrations of Mn ions and we predict the asymmetric field and temperature dependence of the spin splitting in this compound.

The framework of the virtual crystal approximation and the molecular field approximation has been widely used in the description of the extended states affected by the presence of the p-d exchange interaction in diluted magnetic semiconductors. We review shortly the known examples of diluted magnetic semiconductors systems which are described beyond these approximations. The interesting case constitutes the nearly binding impurity potential in Cd$\text{}_{1-x}$Μn$\text{}_{x}$S. The lattice approaches developed earlier allowed to prove in this case the breakdown of the virtual crystal approximation for low concentrations of magnetic ions and to explain the apparent concentration dependence of the exchange integral. We take explicitly into account the substitutional disorder neglected in the lattice theories and we rederive these results within the dilute and the average t-matrix alloy approach. We generalize systematically this theory to include also the magnetic disorder of the dilute spin subsystem appearing at finite temperatures. When the off-diagonal exchange scattering terms are taken into account in our calculations, we get a good agreement with the experimental data on the asymmetric field dependent spin splitting and the zero-field concentration dependence of the energy gap.

In this review, we summarize our achievements in controlling and understanding the charging effects in single self-assembled CdTe quantum dots. We start with analysis of the single dot emission spectrum. For excitation densities small enough to ensure only s-shell recombination, we find that for all dots (also those reported by other groups) the same transition sequence is observed. Namely, the neutral exciton recombination has the highest energy while charged exciton and biexciton transitions are redshifted. This observation remains in a stark contrast to self-assembled InGaAs dots, where charged complexes may appear also on the high energy side of the neutral exciton. We explain the universality of the transition sequence assuming domination of the Coulomb correlations over direct, single particle interactions. Furthermore, through measurement of the recombination rates, we gain access to electron and hole wave functions and their redistributions upon changing the dot occupancy. We find that the electron wave function is rather stiff, while the hole wave function is rather soft owing to enhanced correlations in the valence band. We then corroborate these conclusions with the Stark spectroscopy, where we analyze energy shifts due to electric field imposed on dots embedded in a field effect or diode structure. Finally, we use these structures to obtain controllable tuning of the charge state. We discuss different approaches to this task and find the best tuning efficiency for a structure with enhanced valence band confinement.

Opis:
Co$\text{}^{2+}$ centre in ZnTe has been proved to be an acceptor, contrary to the previous assignment, but in agreement with the general trend in the behaviour of the transition metal impurities in the II-VI compounds. The threshold of the Co$\text{}^{2+} + hν \rightarrow Co^{+1}$ + h transition has been found in the spectrum of photoconductivity at about 1.4 eV, close to the value already reported.

Opis:
The electron spin resonance of Co$\text{}^{2+}$ ions in ZnS$\text{}_{x}$Se$\text{}_{1-x}$:Co mixed crystals was measured at temperature of 3 K and microwave frequency of 9.47 GHz. Trigonal Co$\text{}_{Zn}^{2+}$-S center in the ZnS$\text{}_{0.001}$Se$\text{}_{0.999}$:Co crystal was identified and parameters of relevant spin Hamiltonian were determined. Influence of alloy disorder in the anion sublattice on the Co$\text{}_{Zn}^{2+}$ ground and first excited states is briefly discussed.

Anti-Stokes luminescence is observed in chromium doped and in undoped ZnSe crystals. In the former case anti-Stokes luminescence is due to two complementary ionization transitions of Cr ions. In the latter case two-photon absorption becomes important at a high excitation density.

In this investigation positron annihilation, photoluminescence and electron paramagnetic resonance techniques are employed to gain insight in the compensation of CdTe doped with the halogen Cl. We will demonstrate that the high resistivity of CdTe:Cl cannot be explained by the interaction between the shallow effective mass type donor Cl on Te site and the doping induced shallow acceptor complex, a Cd vacancy paired off with a nearest-neighbour Cl atom (A centre). From electron paramagnetic resonance investigations we conclude that the mid gap trap, often detected by electrical methods in CdTe, is not the isolated Cd vacancy.

Ζn$\text{}_{1-x}$Mg$\text{}_{x}$Se mixed crystals with x ranging from 0 to 0.56 were obtained by high pressure Bridgman method. It has been found that a phase transition from sphalerite structure to wurtzite one occurs at x = 0.185 ± 0.03. The crystals exhibit blue-violet and yellow-green (depending on x) luminescence in the temperature range from 40 K to room temperature. An attempt has been also made to dope Ζn$\text{}_{1-x}$Μg$\text{}_{x}$Se crystals with Al. The incorporation of Al produces a strong green photoluminescence in the temperature range from 40 K to 300 K but almost completely quenches the near-band-edge emission.

Opis:
Two types of samples were studied. In the material with higher donor concentration four electron traps labelled by us as E1 to E4 were found. For the traps E2 and E3 energies obtained from Arrhenius plots are equal to 0.24 eV and 0.36 eV, respectively. Electric field enhanced electron emission from the levels E1 and E4 was observed and described in terms of Frenkel-Poole mechanism. Capture process from the traps E2 was found to be thermally activated with energetic barriers equal to 0.20 eV for E2.

In this paper we review the properties of n-type doped ZnSe and CdTe epilayers grown by molecular beam epitaxy on (100) GaAs substrates. Recent results of photoluminescence, transport measurements, secondary ion mass spectroscopy and deep-level transient spectroscopy are discussed. A major emphasis is placed on the effect of different dopant species and the role of the deviation from stoichiometry on the doped epitaxial layers. Since deep defect states play an important role in determining the properties of the doped materials, considerable attention is directed towards characterization and identification of deep-lying defect states, both native and introduced by dopants. In particular, in the case of ZnSe the deep-level transient spectroscopy results clarify why Cl is superior to Ga as an effective n-type dopant. They provide strong evidence that chlorine - unlike Ga - does not introduce by itself any detectable deep defects into the ZnSe lattice. In the case of CdTe, we focus on the influence of the deviation from stoichiometric growth conditions in the molecular beam epitaxy process and on the properties of In doped layers. We discuss resistivity, Mn diffusivity and the presence of various deep defects in layers grown at different Cd/Te flux ratios.

We demonstrate coexistence of slow and fast components of photoluminescence decay of the Mn$\text{}^{2+}$ intra-shell emission in nanoparticles of CdMnS. We explain the observed decrease in PL lifetime of the Mn$\text{}^{2+}$ intra-shell transition by high efficiency of spin dependent magnetic interactions between localized spins of Mn$\text{}^{2+}$ ions and free carriers. This mechanism is enhanced in nanostructures, but it is also present in bulk samples.

Zinc oxide films were grown on sapphire substrates by direct current magnetron sputtering and irradiated by electrons with energy 10 MeV and fluences $10^{16}$ and $2 \times 10^{16} cm^{-2}$. As-grown and irradiated samples were investigated by X-ray diffraction and photoluminescence spectroscopy. It was found that radiation causes the appearance of complex defects, reducing the size of coherent scattering regions and the increase of the defect PL band.

A detailed analysis of decay kinetics of light induced electron spin resonance signals of Cr$\text{}^{1+}$ and Fe$\text{}^{3+}$ ions in ZnSe:Fe,Cr is given. We observe that the Cr$\text{}^{1+}$ electron spin resonance signal decays once free electrons are thermally ionized from shallow donors of ZnSe. Such unusual behavior of the Cr$\text{}^{1+}$ electron spin resonance signal is explained by efficient two-center Auger recombination: the Cr$\text{}^{1+}$ center is ionized due to the Auger-type energy transfer from the electron being trapped by the Fe$\text{}^{3+}$ ion. Such process is shown to be consistent with the temperature dependence of the decay times of electron spin resonance signals. Its quantum efficiency is estimated to be as large as 18% for Cr and Fe concentrations which were studied.
