Opis:
We present millikelvin studies of magnetoresistance for epitaxial films and wires of CdTe:In. In comparison to the data with theoretical predictions for the weakly localized regime we put into the evidence the presence of the temperature-induced dimensional crossovers in the studied systems. Our measurements probe the electron phase-breaking rate and indicate that the main dephasing mechanism arises from electron scattering from thermal fluctuations of three- or two-dimensional electron liquid.

Opis:
We present millikelvin studies of magnetoconductance in submicron wires of In-doped n$\text{}^{+}$-CdTe and n$\text{}^{+}$-Cd$\text{}_{0.99}$Mn$\text{}_{0.01}$Te epilayers. Weak-field magnetoresistance which arises from quantum localization as well as universal conductance fluctuations have been observed. The exchange coupling to magnetic impurities is shown to decrease the correlation field of the fluctuations. This novel effect is interpreted by invoking a new driving mechanism of the magnetoconductance fluctuations - the redistribution of the electrons between energy levels of the system, induced by the giant s-d spin-splitting of the electronic states.

Magnetoconductance measurements on submicron wires of n$\text{}^{+}$-Cd$\text{}_{1-x}$Mn$\text{}_{x}$Te were carried out up to 27 T and down to 100 mK. The inverse correlation field of the universal conductance fluctuations is found to increase abruptly in the vicinity of the magnetization steps due to Mn pairs in CdMnTe. No such effect is observed in similar wires of CdTe. These findings support a recent model, according to which the correlation field of the universal conductance fluctuations in magnetic systems is inversely proportional to the magnetic susceptibility of the localized spins.

The article reviews our recent studies on quantum Hall ferromagnetism in diluted magnetic semiconductors. We carried out magnetoresistance studies on modulation-doped, gated heterostructures of (Cd,Mn)Te/(Cd,Mg)Te:I. We put into evidence the formation of Ising quantum Hall ferromagnet with Curie temperature T$\text{}_{C}$ as high as 2 K. Quantum Hall ferromagnetism is manifested by anomalous magnetoresistance maxima. Moreover, magnitude of these spikes depends dramatically on the history of the sample, shows hysteresis when either magnetic field or gate voltage are swept, stretched-exponential time evolution characteristic of glassy systems, and strong Barkhausen noise. Our study suggests that these metastabilities stem from the slow dynamics of ferromagnetic domains.

Opis:
Conductivity measurements were carried out at room temperature on samples of nominally undoped Bridgman, bulk crystals and MBE-grown layers of CdTe. The samples were equipped with indium contacts which made it possible to determine the voltage distribution along the path of the current flow. The results show that for both types of CdTe almost all of the applied voltage drops in the vicinity of the positively biased contact. The resistance of the samples was shown not to depend on the distance between the pads. The results agree with predictions of model of current injection into semiconductors with deep traps.

Opis:
We present experimental evidence that at high pressures indium donors in CdTe localize electrons in spatially correlated manner. We have studied Hall mobility, μ$\text{}_{H}$, as a function of electron concentration, n$\text{}_{H}$, at T=77 K. Changes of n$\text{}_{H}$ have been achieved by two methods. High pressure freeze-out of electrons onto localized states of In-donors leads to the mobility enhancement with respect to the situation when n$\text{}_{H}$ has been modified by means of a subsequent annealing of the sample. As a result, depending on the degree of spatial correlations in the impurity charges arrangement, different values of μ$\text{}_{H}$ correspond to the same value of n$\text{}_{H}$. The variation of mobility with electron concentration suggests that the localized state of In-donor represents likely negatively charged DX state.

Raman scattering measurements on (MnTe)$\text{}_{8}$/(Cd$\text{}_{0.64}$Zn$\text{}_{0.36}$Te)$\text{}_{8}$ multilayer grown by MBE method and on various (MnTe)$\text{}_{n}$/(CdTe)$\text{}_{12}$ multilayers (where n=8,12,16,24) were performed at low temperatures. In the z̅(x,x)z polarization, structures corresponding to folded acoustic phonons were found. In z̅(x,y)z polarization new complex structures were observed in the low-frequency part of Raman scattering spectra. A possible magnetic origin of these structures is discussed.

Opis:
Photoluminescence transitions in (CdTe,CdCrTe)/CdMgTe structure grown by molecular beam epitaxy are studied. Photoluminescence investigations show a very strong reduction of the photoluminescence intensity from chromium doped quantum wells. We explain this fact by a very efficient nonradiative recombination in the chromium-doped quantum wells. The present results indicate that the Auger-type energy transfer from excitons to chromium ions is responsible for the photoluminescence deactivation. The efficiency of this process is evaluated.

We report on iodine doping of molecular beam epitaxy (MBE)-grown Cd(Mn)Te quasi-bulk films and modulation-doped CdTe/Cd$\text{}_{1-y}$Mg$\text{}_{y}$Te two-dimensional (2D) single quantum well structures. Modulation doping with iodine of CdTe/Cd$\text{}_{1-y}$Mg$\text{}_{y}$Te structures resulted in fabrication of a 2D electron gas with mobility exceeding 10$\text{}^{5}$ cm$\text{}^{2}$/(V s). This is the highest mobility reported in wide-gap II-VI materials.

Opis:
A photoresponse at THz frequencies of a quantum point contact fabricated on a CdTe/CdMgTe quantum well was studied at low temperatures as a function of magnetic field. The spectra show a structure which was interpreted as resulting from the cyclotron resonance and magnetoplasmon excitations. The wavelength of the fundamental magnetoplasmon mode was found to be about 2 μm which coincides with one of dimensions of the point contact. We also discuss the possibility of coupling of magnetoplasmon modes to shallow impurity transitions in the quantum well.

We report on growth by molecular beam epitaxy of cubic MnTe(111) layers on BaF$\text{}_{2}$ (111) substrates. Layers as thick as 0.2-1.0 μm were grown. Basic characterization by X-ray diffraction shows that the cubic crystal structure is deformed to orthorhombic symmetry.

Opis:
We report on an optical study of ZnTe-based microcavity and micropillars. Angle-resolved reflectivity studies confirm a high quality of the investigated structure by setting the lower bound on the quality factor Q ≥ 1000, determined from normal-incidence reflection spectra. In a microphotoluminescence study, micropillar modes are observed at temperatures of the order of tens of kelvins. For structures grown by a complex growth procedure at two different MBE facilities, an enhancement of photoluminescence in the cavity mode is observed.

We review recent magneto-optical investigations performed on HgTe-CdTe semimetallic superlattices. Far infrared magnetotransmission data obtained as a function of temperature, photon energy, and sense of circular polarization are compared with the predictions of a comprehensive new theory which fully incorporates the complexities of type-III superlattice band structure. It is found that the theory accounts for nearly all of the many unusual features which have been observed experimentally. These include the occurrence of two cyclotron resonances due to holes; the coexistence of electron and hole cyclotron resonances in the low temperature limit; the observation of three distinct CRA minima; a step-like change in the temperature dependence of the electron cyclotron mass; and a dramatic increase of the CRI absorption peak intensity with increasing magnetic field.

SQUID magnetic measurements of CdTe/Cd$\text{}_{1-x}$Mn$\text{}_{x}$Te, x ≃ 0.5, multi-layers with different CdMnTe layer thickness w reveal the persistence of the spin-glass irreversibilities down to ≃ 16 Å thin layers, i.e., well beyond the previously postulated 40 Å as a quasi-2D threshold. The freezing temperature T$\text{}_{f}$ is found to be a monotonic function of w, and it obeys a scaling law T$\text{}_{f}$ ∝ w$\text{}^{a}$, with a 0.8 similar to that for canonical spin-glasses. Magnetic properties of all studied structures are found to be independent of the orientation of the magnetic field.

We attempted to produce and to investigate T-shaped wire structures of II-VI compounds. Our samples were grown on GaAs hybrid substrates in a two-stage growth process. The photoluminescence measurements resulted into two different possible polarization behaviors of recorder signal. We interpret one of these behaviors as due to quantum wire formation.
