Opis:
The paper presents results of experimental tests of the quantum cascade laser from Alpes Lasers company in terms of its application in the optic communication system in an open space. The measurements involved the current – voltage characteristics while measuring also the average power of emitted radiation, and spectral characteristics for different temperatures and different laser pulse durations. The duration of laser pulses was matched to parameters used in telecommunication interfaces. The construction of the transmitter module which uses the tested laser is also presented.

Opis:
In the presented work, an optical approach of stress determining in metalorganic vapor phase epitaxy (MOVPE) grown quantum cascade laser (QCL) structures was reported. In the case of such sophisticated structures containing hundreds of thin layers, it is important to minimize the stress generated in the QCL core. Techniques enabling determination of stress in such thin layers as those described in the article are photoluminescence and Raman spectroscopies. Based on Raman shift or changes in photoluminescence signal, it is possible to analyze stress occurring in the structure.

Opis:
Quantum cascade laser is one of the most sophisticated semiconductor devices. The active region of the quantum cascade laser consists of hundreds thin layers, thus the deposition precision is the most crucial. The main technique for the fabrication of quantum cascade laser structure is molecular beam epitaxy, however, the prevalence of metalorganic vapour phase epitaxy techniques in the fabrication of semiconductor structures causes a perpetual work on the improvement production of the entire quantum cascade laser structure by the metalorganic vapour phase epitaxy. The paper presents technological aspects connected with the metalorganic vapour phase epitaxy growth of InGaAs/AlInAs low-dimensional structures for quantum cascade laser active region emitting ~9.6 μm radiation. Epitaxial growth of superlattice made of InGaAs/AlInAs lattice matched to InP was conducted at the AIXTRON 3x2″ FT system. Optical and structural properties of such heterostructures were characterised by means of high resolution X-ray diffraction, photoluminescence, contactless electroreflectance and scanning electron microscope techniques. Epitaxial growth and possible solutions of structure improvements are discussed.

Opis:
Mid-infrared laser spectroscopy is a powerful analytical tool for trace gases detection. In this study, a spectroscopic system based on an external cavity quantum cascade laser (ECQCL) and quartz enhanced photoacoustic spectroscopy (QEPAS) was developed for volatile organic compounds (VOCs) measurements. Primary laboratory test on ethanol spectroscopy was investigated and compared with traditional direct absorption spectroscopy (DAS). Experimental results show that the proposed QEPAS is more sensitive than the conventional DAS method. In addition, the significant linear dependence of photoacoustic signal on sample pressures and laser operating parameters was observed.

Opis:
The paper presents verification of a peak detection method cooperating with infrared radiation detector module applications. The work has been divided into parts including SPICE simulations and presentation of results obtained with the constructed prototype. The design of the peak detector dedicated to applications with very short pulses requires a different approach than that for standard solutions. It is mainly caused due to the ratio of pulse width and time period. In the described application this ratio is less than 10%. The paper shows testing of an analogue circuit which is capable to be inserted in these applications.

Opis:
The properties of quantum cascade laser (QCL) structures have been investigated by optical technique based on spontaneous emission measurements: photoluminescence excitation (PLE) spectroscopy. Three types of test structures used for obtaining final QCL device were examined , i.e., single sequence of coupled quantum wells, which form an active region of the device, 30 sequences of this active region separated by 25 nm thick AlGaAs barriers and finally complete, undoped structure consisting of 30 of sequences repeated active regions and superlattice injectors. The results has been compared with numerical simulations. The role of such measurements has also been discussed.

Opis:
The paper presents investigations of a free space optical transmitter operating with quantum cascade lasers. The main goal of the research was to determine influence of lasers driver parameters on an optical data link performance. Using some commercial driving devices, the laser pulse limitations of power, repetition rate and time duration have been observed. In the paper, the preliminary results of the designed laser driver are described. The driver was developed at the Institute of Optoelectronics, MUT in cooperation with scientists from the Faculty Electrical Engineering, WUT. It is characterized by high current efficiency, high pulse repetition rate, and compact construction. Additionally, the driver also includes a controller of Peltier modules
