Opis:
We report on the MBE growth and magnetooptical studies of (120)-oriented CdTe/CdMnTe quantum well structures. The quality of structures, as evaluated by the photoluminescence line width, was as good as that of the best structures grown in ⟨100⟩ direction. No spin splitting enhancement, expected theoretically, due to the reduction of the antiferromagnetic interaction between Mn ions in CdTe/CdMnTe digital alloy quantum wells grown along ⟨120⟩ direction was observed.

Opis:
A new model of the electron transport in a quantum wire with contacts is presented. The contact between the reservoir and the quantum past of the system is assumed to be lengthwise the ideal lead. The equilibrium state of electrons in the reservoir gives the final distribution of a non-equilibrium electron system in the ideal lead. The model enables a continuous quasi-1D description of the electron transport evoked by a difference of chemical potentials as well as by a difference of temperatures of reservoirs.

Opis:
A unified description of confined optical LO, TO and interface phonons is given on the basis of vector "ghost" fields defined in the whole space. These fields are characterized by the relations for longitudinal and transversal fields. Real displacement fields are obtained by introducing confinement conditions. Interface charges and vortices appear due to this procedure.

Opis:
Energy levels and oscillator strengths for transitions between the lowest states of an acceptor in a quantum dot of finite potential barrier in cubic semiconductors have been computed in the effective-mass approximation. The degeneracy of the valence band in cubic semiconductors was taken into account in the spherical approximation. Variational envelope functions consisted of a finite basis of exponentials, and had to satisfy appropriate boundary conditions to ensure the hermiticity of the Hamiltonian matrix. In typical cubic semiconductors we have found enhanced values, by an order of magnitude, of oscillator strengths for the acceptor optical transitions in the dots of radii comparable to the acceptor diameter.

Opis:
We report on experiments on low temperature (millikelvin range) activated magnetotransport on low-density two-dimensional electron systems in InGaAs/InP for Landau level filling factors 0.25 ≤ ν ≤ 0.55. The activation energy increases approximately linearly with decreasing filling factor. The observations are discussed in the light of the formation of the Wigner solid.

Opis:
Binding energies of excitons in quantum well structures have been studied by solving the time-dependent Schrödinger equation where the potential is made up by the confining quantum well potentials of arbitrary form and the Coulomb interaction between the electron and hole. The problem is solved without the usually assumed variational procedure and the separation ansatz for the confined electron and hole states. The wave functions for electrons and holes can be extracted from the exciton wave function and are used for the interpretation of the charge localization.

Opis:
Theoretical study of the binding energies of an off-center donor hydrogenic impurity in a cylindrical quantum well wires semiconductor is presented. Calculations are performed in the framework of the effective mass approximation using the variational approach. We describe the effect of the quantum confinement by an infinitely deep potential well and we take into consideration the interaction between the charge carrier (electron and ion) and the optical phonons (confined longitudinal optical and surface optical). Our results show that the impurity binding energy depends strongly on the spatial confinement, the impurity position and the polaronic corrections.

Opis:
The energy spectrum and the wave functions of a shallow donor placed at the center of a spherical quantum antidot are computed within the effective mass approximation. The wave functions for discrete bound states and for continuum states are obtained in a closed form. We show that, due to the local potential of the microstructure, resonances occur in the continuum. Their energies are close to those of hydrogen-like levels lying under the top of the barrier when the quantum antidot radius is large as compared to the effective Bohr radius. The lifetimes of the resonant states and the oscillator strengths for optical transitions from the ground state are computed. We show how the energy spectrum and the oscillator strengths depend on the antidot parameters.

The electron-hole interaction in a thin (≈10 nm) GaAs quantum wire free-standing in vacuum is strongly enhanced by the image charge due to the abrupt permittivity drop at the wire surface. As a result, the exciton binding energies are much larger and the exciton wave functions much more localised than those of the GaAs quantum wire surrounded by the AlGaAs. The absorption spectrum of the free-standing wire shows besides the 1s exciton peak also the 3s and 5s exciton peaks, even if the peaks are 15 meV broad. The continuum absorption edge shows a large blue shift due to the renormalization of single-particle energies by the image charge.

In recent years calorimetric absorption spectroscopy has been developed to a powerful tool of semiconductor spectroscopy based on the detection of nonradiative relaxation processes. Calorimetric absorption spectroscopy is an ultrasensitive quantitative absorption technique. Recent investigations of Fe in III-V semiconductors and of InAs/GaAs quantum dots are presented here to illustrate the potential of the method. Sharp absorption lines are observed at the low energy onset of the Fe $\text{}^{3+}\text{}^{/}\text{}^{2+}$ charge transfer band in III-V semiconductors. Calorimetric absorption spectroscopy measurements in the mK range reveal a strong temperature dependence of their absorption strength identifying unambiguously Fe$\text{}^{3+}$($\text{}^{6}$A$\text{}_{1}$(S)) as a ground state. The excited state is attributed to (Fe$\text{}^{2+}$,h). The importance of exchange interaction for the observed fine structure is pointed out and binding energies are determined. The quantum yield of the intracenter $\text{}^{5}$Τ$\text{}_{2}$-$\text{}^{5}$E transition of F$\text{}^{2+}$ is determined to be below 50% at 2 K. A correlation between the nonradiative relaxation rate and the isotope splitting of the $\text{}^{5}$Τ$\text{}_{2}$-$\text{}^{5}$E transition is observed, demonstrating the crucial role of the dynamical Jahn-Teller coupling of the $\text{}^{5}$Τ$\text{}_{2}$ state to local Τ$\text{}_{2}$ modes for the multiphonon relaxation process. Quantum dots having a d-function density of states should exhibit no Stokes shift between absorption and emission as observed for one- and two-dimensional systems. Calorimetric absorption spectroscopy demonstrates ground state absorption coinciding in energy with the luminescence for self- organized InAs/GaAs quantum dot structures grown by MBE. Transitions into excited hole states are resolved and a comparison to photoluminescence excitation spectroscopy is presented.

A magnetic field induced coupling is observed between the Landau levels with different quantum number of two GaAs quantum wells separated by a thin (Ga,Al)As tunnel barrier using magneto-photoluminescence-excitation spectroscopy. This coupling cannot be due to a resonance between single particle energy levels, and therefore an explanation is proposed in terms of the Coulomb interaction of magneto-excitons across the thin barrier.

We report on the growth and optical studies of II-VI semiconductor parabolic quantum wells made of Cd$\text{}_{1-x}$Mn$\text{}_{x}$Te for a broad range of quantum well widths and Mn molar fractions x. Photoluminescence excitation spectra revealed several series of peaks equidistant in energy associated with interband optical transitions between harmonic oscillator levels. From the analysis of the spectra the valence band offset Q$\text{}_{hh}$ = 0.44±0.1 was determined for the CdTe/Cd$\text{}_{1-x}$Mn$\text{}_{x}$Te system.
