Opis:
The isothermal and non-isothermal characteristics of silicon carbide Schottky diodes in the wide range of currents and ambient temperatures are investigated in this paper. The measurements of the diodes characteristics have been performed with the use of a pulse method, with fast registration of measurement points after the diode current turning on, or with the use of a fully static method, in which the self-heating phenomenon is taken into account. Apart from the measurements, the series of numerical experiments, giving the isothermal and non-isothermal characteristics as a result, were executed. The complex, accurate numerical procedures as well as simplified analytical calculations were implemented. A good conformity of all calculation and measurement results have been obtained. In the presented investigations, for relatively high currents and ambient temperatures, the influence of self-heating on the SiC Schottky diodes static characteristics is significant. The large (even 4 V for the ambient temperature 300.C ) values of voltages corresponding to the nominal diode currents have been observed.

The output characteristics of switched-mode dc-dc buck power converter are discussed. The shape of output characteristics is especially important for converters used for supplying modern processors. An output impedance is usually used for description of output characteristics. Many efforts are described in the literature to obtain the satisfastory features of closed-loop output impedance. Another approach, presented in the paper, is based on the concept of the output voltage response corresponding to the load conductance change, and is expressed by hr transmittance. Simulations of output characteristics of the buck converter in frequency and in time-domain have been performed for the ideal case as well as for a more realistic situation, with the parasitic resistances of converter elements included. The measurement results differ substantially from characteristics calculated for an ideal converter and are in good consistency with simulations including parasitics.

Opis:
Coastal peatlands depend in respect to their vertical growth totally on the sea level, are witnesses of its variations and, furthermore, preserve remnants of organisms which permit conclusions about the nutrient content and salinity of the flood water and thus of the surrounding sea. Black layers which occur frequently in the peat profiles point to evolution phases whereas the sea level fell or the mire became desiccated. Around thirty radiocarbon data, data from pollen and diatom analyses as well as from geochemical investigations provide the base to reconstruct the sea level history. The placement of particular transgression/regression stages could be determined with a higher accuracy than before and demonstrate a strong correlation to climate oscillations such as to the Late Bronze Age dry period or the Little Ice Age climate deterioration. Uncertainties still remain in regard to the regression magnitudes and to the length of the hiatuses in the peat sequences.

Opis:
Praca zawiera przegląd problematyki zastosowań tranzystorów HEMT (high electron mobility transistors) w wysokosprawnych układach przekształtników mocy. Wymieniono najważniejsze wymagania stawiane elementom półprzewodnikowym we współczesnych przekształtnikach energoelektronicznych. Przedstawiono główne cechy heterostruktur GaN-GaAlN i tranzystorów opartych na takich strukturach. Przedyskutowano różne rozwiązania konstrukcyjno-technologiczne struktur HEMT o cechach tranzystora normalnie wyłączonego (pracującego ze wzbogaceniem). Pokazano przykładowe parametry tranzystorów HEMT pracujących dla energoelektroniki. Omówiono także wybrane rozwiązania impulsowych przekształtników BUCK i BOOST oparte na tranzystorach HEMT i ich główne właściwości.
The applications of gallium nitride (GaN) high electron mobility transistors (HEMT) in modern power converters are reviewed. Basic demands for semiconductor devices used in switch-mode high efficiency power converters are summarized. Specific features of GaN-GaAlN heterostructure and HEMT’s are briefly described. Different solutions of enhancement-mode HEMT applicable in power converters of resulting parameters of HEMT-based enhancement-mode transistors are given. The exemplary power converters based on GaN HEMT’s, including BUCK and BOOST circuits are presented and their features discussed.

In the paper, subthreshold characteristics of Si and SiC MOSFET power transistors in a wide range of current and temperature are considered. Representative examples of measured iD-vGS dependencies for temperatures from 20°C up to over 140°C are presented and discussed. Substantial differences of the shapes obtained for Si and SiC devices are observed. The subthreshold slope and subthreshold swing coefficient are extracted from measured curves for two types of devices and compared.
W niniejszym artykule porównano charakterystyki w obszarze podprogowym tranzystorów mocy MOSFET z krzemu i węglika krzemu w szerokim zakresie prądu i temperatury. Dla reprezentatywnej partii tranzystorów przedstawiono i omówiono pomiary zależności iD-vGS w szerokim zakresie temperatur od 20°C do ponad 140°C. Dodatkowo zaprezentowano różnice w wartości nachylenia oraz wahania współczynnika w obszarze podprogowym od temperatury otoczenia dla badanych tranzystorów z Si i SiC.

Opis:
The averaged models of switch-mode DC-DC power converters are discussed. Two methods of averaged model derivation are considered - the first, based on statespace averaging and the second, on the switch averaging approach. The simplest converters: BUCK, BOOST and BUCK-BOOST working in CCM (continuous conduction mode) or DCM are taken as examples in detailed considerations. Apart from the ideal converters, the more realistic case of converters with parasitic resistances is analyzed. The switch averaging approach is used more frequently than the other and is believed to be more convenient in practical applications. It is shown however, that in the deriving the averaged models based on the switch-averaging approach, some informalities have been made, which may be the source of errors in the case of converters with parasitic resistances, or working in DCM mode.

Large-signal and small-signal averaged models of basic switch-mode DC-DC power converters: BUCK (step-down) and BOOST (step-up) are presented. Models are derived with the separation of variables approach and have the form of equivalent circuits, suitable for a circuit simulation. Apart from equivalent circuits, small-signal transmittances of converters for CCM and DCM modes are discussed. Parasitic resistances of all components of converters are taken into account. A few examples of simulations and measurement results of selected converter characteristics are also presented. It is shown, that neglecting parasitic resistances (often met in works of other authors) may lead to serious errors in an averaged description of converters.

In the description of small-signal transmittances of switch-mode power converters several characteristic frequencies are usually used, corresponding to poles and zeros of transmittances. The knowledge of these frequencies is important in the design of control circuits for converters and usually are assumed to be constant for a given power stage of a converter. The aim of the paper is to evaluate the influence of converter primary parameters and load conductance on characteristic frequencies. Analytical derivations and numerical calculations are performed for an ideal and non-ideal BUCK converter working in continuous or discontinuous conduction mode.

Small-signal transmittances: input-to-output and control-to-output of BUCK converter power stage working in CCM or DCM mode are discussed. Small-signal input characteristics of BUCK and BOOST DC-DC power converters in continuous conduction and discontinuous conduction mode have been presented. Special attention is paid to characteristics in discontinuous conduction mode. The input characteristics are derived from the general form of averaged models of converters. The frequency dependence of input admittance and other input characteristics has been observed in a relatively low-frequency range. The analytical formulas derived in the paper are illustrated by numerical calculations and verified by experiments with a laboratory model of BOOST converter. A satisfying level of conformity of calculations and measurements has been obtained.

Opis:
The separation of variables approach to formulate the averaged models of DC-DC switch-mode power converters is presented in the paper. The proposed method is applied to basic converters such as BUCK, BOOST and BUCK-BOOST. The ideal converters or converters with parasitic resistances, working in CCM and in DCM mode are considered. The models are presented in the form of equation systems for large signal, steady-state and small-signal case. It is shown, that the models obtained by separation of variables approach differ in some situations from standard models based on switch averaging method.

Thermal properties of semiconductor device may be characterized by thermal parameters or characteristics such as thermal resistance and thermal impedance. In order to calculate the thermal resistance or thermal impedance one must have a calibration curve of temperature-sensitive parameter of the device (e.g. the voltage drop across a junction). For the obtaining the calibration curve by measurement, the temperature chamber has to be used. Another possibility is to predict this curve theoretically from analytical equations or by simulations (e.g. PSPICE). In the paper, the simulation and theoretical predictions of temperature-sensitive parameter calibration curves are compared with the results of measurement for SiC devices with metal-semiconductor junction.
Właściwości termiczne elementów półprzewodnikowych można charakteryzować poprzez parametry lub charakterystyki termiczne, takie jak rezystancja i impedancja termiczna. W celu wyznaczenia rezystancji lub impedancji termicznej elementu półprzewodnikowego musimy posiadać krzywą kalibracji parametru termoczułego (np. spadek napięcia na złączu). Dla uzyskania pomiarowej krzywej kalibracyjnej należy wykorzystać komorę temperaturową. Inną możliwością jest teoretyczne przewidywanie ww. krzywej z równań analitycznych lub symulacji (np. PSPICE). W niniejszej pracy porównano krzywe kalibracyjne parametru termoczułego otrzymane na drodze symulacji i teoretycznych obliczeń z wynikami pomiarów dla urządzeń SiC o złącze m-s.

Opis:
Characteristic frequencies corresponding to poles and zeros of small-signal control-to-output transfer functions of popular DC-DC converters (BUCK and BOOST) are analyzed. The main attention is paid to influence of load conductance on the characteristic frequencies for converters working in continuous conduction mode (CCM) as well as in discontinuous conduction mode (DCM). Parasitic resistances of all converter components are included in calculations. In addition the improved description of CCMDCM boundary is presented. The calculations are verified experimentally and good consistency of the results is observed.

The object of this paper is a step-down (BUCK) power converter working in the continuous conduction mode (CCM) or discontinuous conduction mode (DCM). Two types of transient states in a converter have been analyzed and observed experimentally: slow transients, described by averaged models of a converter and fast transients, in the course of a single switching period. The averaged models of converter working in CCM, presented in various sources are similar, with some differences concerning only the description of parasitic effects. The averaged models for DCM depend on the adopted modeling method. Models obtained by the switch averaging approach are second-order models (containing two reactive elements in equivalent circuit representation). Models obtained by the separation of variables approach are first-order models. The experimental results given in this paper show the first-order type of transients. Another group of experiments concern fast transients in the course of a single switching period. The oscillations of inductor voltage in the part of a switching period are observed for DCM.

The main topic of the paper is the large signal averaged model of a switch-mode flyback power converter. The use of the large-signal averaged models of switching converters allows for fast simulation of power systems. The known averaged models of a flyback are based on the state-space averaging or switch-averaging approach. The model presented in the paper is derived with the use of the separation of variables approach and include parasitic resistances of all converter components. The limitations of the model accuracy are discussed. The calculations based on the averaged model are compared with detailed full-wave simulations and measurements results.
