The ac magnetic susceptibility (χ) was measured in the temperature range T = (1.5÷50) K for Pb$\text{}_{1-x-y}$Sn$\text{}_{y}$Mn$\text{}_{x}$Te samples with a composition y = 0.72, x = 0.015÷0.04 and carrier concentrations in the range p = (2.85÷14) × 10$\text{}^{20}$ cm$\text{}^{-3}$. The breakdown of ferromagnetism and the formation of a spin glass phase are observed with an increasing carrier concentration. It is experimentally evidenced as continuous deviation of χ(T) from the characteristic critical behavior observed for ferromagnetic samples.

Opis:
We will report on the anisotropy in (Pb)SnMnTe, studied by ferromagnetic resonance. We have found a cubic anisotropy with a = 73 × 10$\text{}^{-4}$ cm$\text{}^{-1}$ for Sn$\text{}_{1-x}$Mn$\text{}_{x}$Te and a = 200 × 10$\text{}^{-4}$ cm$\text{}^{-1}$ for Pb$\text{}_{0.28-x}$Sn$\text{}_{0.72}$Mn$\text{}_{x}$Te. We will indicate some possible explanations for this anomalously large anisotropy.

Opis:
High-quality layers of the (Ga,Mn)(Bi,As) quaternary compound semiconductor have been grown by the low-temperature molecular-beam epitaxy technique. An effect of Bi incorporation into the (Ga,Mn)As ferromagnetic semiconductor and the post-growth annealing treatment of the layers have been investigated through examination of their magnetic and magneto-transport properties. Significant enhancement of the planar Hall effect magnitude upon addition of Bi into the layers is interpreted as a result of increased spin-orbit coupling in the (Ga,Mn)(Bi,As) layers.

Opis:
We designed and investigated four-arm nanostructures, composed of two perpendicularly crossed stripes, fabricated from ferromagnetic (Ga,Mn)As layer by means of electron-beam lithography patterning and chemical etching. The nanostructures exhibit a bistable resistance behavior resulting from two configurations of magnetic domain walls in the central part of the structures. We demonstrate a possibility of switching between two stable resistance states in zero magnetic field by applying a pulse of either weak magnetic field or electric current through the structure.

We report on results of magneto-transport measurements performed on four-arm nanostructure fabricated from p-type ferromagnetic $Ga_{0.92}Mn_{0.08}As$ layer. The results reveal hysteresis-like behaviors of low field magnetoresistance. We interpret the magnetoresistance in terms of domain walls, which are expected to be trapped inside the nanostructure at some particular positions and which contribute to the total resistance.

We investigate theoretically the possibility of n-type DMS based on III-V materials with Mn impurities in interstitial instead of substitutional positions, and discuss some situations when this can happen. We show that the d-states at interstitial Mn atoms in (Ga,Mn)As hybridize with both valence and conduction bands. The hybridization is strong enough to establish an indirect ferromagnetic coupling of the Mn magnetic moments mediated either by holes or by conduction electrons. Moreover, the Curie temperatures estimated within the mean-field theory are comparable with T$\text{}_{c}$ obtained for conventional materials with the same concentration of Mn$\text{}_{Ga}$.

We report on a simple experiment on temperature-dependent Hall effect measurements in GaMnAs single crystalline samples with Mn composition estimated at 0.05-0.3 at.% which is slightly below the onset of ferromagnetism. Impurity band transport is visible for Mn compositions of ≈0.3 at.% as a clear metallic behaviour. The results show an interesting situation that the metal-insulator transition in GaAs:Mn occurs within the impurity band which is separated from the valence bands for Mn concentrations studied here. We also discuss on the equilibrium high temperature solubility limit of Mn in GaAs, unknown precisely in the literature.

The antiferromagnetic type of the interaction between the Γ$\text{}_{8}$-band electrons and the Mn$\text{}^{2+}$ ions in A$\text{}^{II}$B$\text{}^{IV}$ diluted magnetic semiconductors has been explained by invoking the p-d hybridization mechanism. In this paper it is shown that for particular electronic configurations of the magnetic ions in diluted magnetic semiconductors the p-d hybridization can lead to a ferromagnetic interaction between the valence-band electrons and the localized spins. This happens when all the one-electron d-orbitals which hybridize with p-band states are empty (e.g., as in Sc$\text{}^{2+}$ and Ti$\text{}^{2+}$ ions). The appropriate p-d Hamiltonian is derived and the ferromagnetic exchange constants are evaluated.

Effect of misfit strain in the layers of (Ga,Mn)(Bi,As) quaternary diluted magnetic semiconductor, epitaxially grown on either GaAs substrate or (In,Ga)As buffer, on their magnetic and magneto-transport properties has been investigated. High-resolution X-ray diffraction, applied to characterize the structural quality and misfit strain in the layers, proved that the layers were fully strained to the GaAs substrate or (In,Ga)As buffer under compressive or tensile strain, respectively. Ferromagnetic Curie temperature and magneto-crystalline anisotropy of the layers have been examined by using magneto-optical Kerr effect magnetometry and low-temperature magneto-transport measurements. Post-growth annealing treatment of the layers has been shown to enhance the hole concentration and the Curie temperature in the layers.

We use the coherent potential method based on the density-functional theory to compare the electronic structures and magnetic characteristics of mixed crystals (Ga,Mn)As, (Zn,Mn)Se, and Li(Zn,Mn)As. We show that, with the same degree of doping, the magnetic behavior of these materials is very similar, reflecting the similarity of their electronic structures. In particular, the superexchange in (Ga,Mn)As is as strong as in (Zn,Mn)Se and the ferromagnetic coupling in all these dilute magnetic semiconductors becomes dominant only at sufficient concentration of the holes. Remarkably, we find that ferromagnetic state appears not only in p-type, but also in n-type materials at a comparable level of doping. Although obtaining strongly n-type doped III-V dilute magnetic semiconductors is improbable, Li(Zn,Mn)As seems to be a promising candidate for a ferromagnetic n-type semiconductor.

Opis:
A theoretical study of magnetocrystalline anisotropy controlled by in-plane lattice symmetry distortions is presented. The uniaxial strain, only presumed by earlier studies in order to model the observed uniaxial magnetic anisotropy, has recently become an experimentally accessible parameter. We show that the lithographically induced strain can compete with intrinsic symmetry breaking, easy axes can take general in-plane directions, and anisotropy fields scale linearly with strain for typical experimental strain magnitudes. Our results are in qualitative agreement with experimental results.

The article reviews our recent studies on quantum Hall ferromagnetism in diluted magnetic semiconductors. We carried out magnetoresistance studies on modulation-doped, gated heterostructures of (Cd,Mn)Te/(Cd,Mg)Te:I. We put into evidence the formation of Ising quantum Hall ferromagnet with Curie temperature T$\text{}_{C}$ as high as 2 K. Quantum Hall ferromagnetism is manifested by anomalous magnetoresistance maxima. Moreover, magnitude of these spikes depends dramatically on the history of the sample, shows hysteresis when either magnetic field or gate voltage are swept, stretched-exponential time evolution characteristic of glassy systems, and strong Barkhausen noise. Our study suggests that these metastabilities stem from the slow dynamics of ferromagnetic domains.

The basic microscopic origins of ferromagnetism in (III,Mn)V compounds that have the highest transition temperatures appear to be well understood, and efficient computation methods have been developed which are able to model their magnetic, transport, and optical properties. We review some of the attempts over the past five years to achieve a theoretical under standing of these complex magnetic systems.

We report on growth by molecular beam epitaxy of cubic MnTe(111) layers on BaF$\text{}_{2}$ (111) substrates. Layers as thick as 0.2-1.0 μm were grown. Basic characterization by X-ray diffraction shows that the cubic crystal structure is deformed to orthorhombic symmetry.

Opis:
An antiferromagnetic order with a Néel temperature $T_{N}$ = 17.5 K, a strong ferromagnetic exchange evidenced by a positive Curie-Weiss temperature $\Theta_{CW}$ = 77.3 K, the fuzzy peaks in the real component of susceptibility χ'(T) and the disappearance of the second critical field were established. The curvature of specific heat C(T) and C(T)/T in surrounding of $T_{N}$ indicated a broad peak, characteristic for the system with inhomogeneous magnetic state (spin-glass-like phase). The calculated magnetic entropy showed the value of S(T) ≈ 1 J/(mol K) which is extremely small; i.e., much lower than the magnetic contribution Rln(2S + 1) = 11.52 J/(mol K) calculated for the spin 3/2.
